Heteroepitaxial growth of β-Ga2O3 thin films on single crystalline diamond (111) substrates by radio frequency magnetron sputtering

Thermally Stable and Radiation-Proof Visible-Light Photodetectors Made from N-Doped Diamond

Summary: Finding a suitable material with high-temperature stability and strong radiation hardness for next-generation photoconversion devices is important due to limitations of conventional semiconductors. In this study, visible-light photodetectors were made using N-doped diamond. The photodetectors showed a photosensitivity of at least four orders, a visible responsivity of 0.08 A W-1, and a detectivity of 3.9 x 10(12) Jones. These performance metrics remained largely unaffected even at high temperatures and after exposure to a high dose of X-rays. N-doped diamond has great potential for visible-light photodetectors in harsh environments where conventional ones are not suitable.

A comprehensive study of defects in gallium oxide by density functional theory

Summary: This study investigates the point defects in different phases of gallium oxide (Ga2O3) using density functional theory (DFT) and generalized gradient approximation (GGA). The results show that Ga2O3 phases prefer the formation of gallium and oxygen vacancies, as well as the incorporation of extrinsic impurities. The charge transition energy levels are found to be deep inside the bandgap regardless of the Ga2O3 phase and growth environment. The impact of temperature on intrinsic point defects is analyzed by studying the vibrational modes of 13-Ga2O3 thin films grown in an oxygen-rich environment.

Impact of Laser-Induced Graphitization on Diamond Schottky Barrier Diodes

Summary: The study investigates the structural and electrical influence of laser-induced graphitization on pseudovertical Schottky barrier diodes fabricated on diamond substrates. The results show that while laser irradiation leads to changes in some characteristics of the SBDs, the diode behavior can be recovered to typical characteristics after removing graphite debris.

Projected Cost of Gallium Oxide Wafers from Edge-Defined Film-Fed Crystal Growth

Summary: In this study, a techno-economic analysis is presented to predict the cost of 6-inch β-Ga2O3 wafers fabricated using the EFG method. The analysis reveals a 2x cost advantage of EFG compared to previously reported methods. Key cost parameters for 6-inch β-Ga2O3 wafers are identified and their impact on the final cost is analyzed.

Nanocarbon ohmic electrodes fabricated by coaxial arc plasma deposition for phosphorus-doped diamond electronics application

Summary: In this study, nanocarbon ohmic electrodes were used in n-type diamond devices, showing high carrier collection efficiency and excellent corrosion resistance compared to traditional Ti electrodes. The nanocarbon electrodes exhibited lower specific contact resistance and potential drop at the diamond/electrode interface. Additionally, they demonstrated an improvement in rectification ratio and fast charge collection in Ni/n-type diamond Schottky diodes.

Enhanced in-plane uniformity and breakdown strength of diamond Schottky barrier diodes fabricated on heteroepitaxial substrates

Summary: The study fabricated pseudo-vertical diamond Schottky barrier diodes (SBDs) on heteroepitaxial substrates with a metal impurity-incorporated buffer layer to suppress killer defects. The SBDs showed excellent rectifying actions, improved in-plane uniformity, and high breakdown voltage, making heteroepitaxial substrates a promising alternative for large-area low-cost diamond electronics.

Two-step growth of β-Ga2O3 films on (100) diamond via low pressure chemical vapor deposition

Summary: In this study, heteroepitaxy of beta -Ga2O3 films on diamond substrates was successfully achieved, demonstrating the feasibility of potential device design and device fabrication with efficient thermal management. The Si-doped beta -Ga2O3 film exhibited N-type electrical conductivity, showcasing the potential for application in high power and high frequency devices. The interface between beta -Ga2O3 and diamond was found to be void-free, essential for high rate of heat transfer across the interface.
