Direct Observation of Oxygen Ion Dynamics in a WO3-x based Second-Order Memristor with Dendritic Integration Functions

Summary: Direct observation of oxygen dynamics in an oxide-based second-order memristor was conducted using in situ transmission electron microscopy (TEM) and the electron energy loss spectroscopy. The experiment observed the migration and diffusion of oxygen ions in the Pt/WO3-x Schottky interface of the WO3-x memristor. The findings provide experimental evidence for the understanding of oxygen dynamics and switching mechanism in second-order memristor.

Structure-dependent high-TC ferromagnetism in Mn-doped GeSe

Summary: Mn-doped GeSe diluted magnetic semiconductors with different nanostructures were synthesized and their ferromagnetic properties were investigated. The GeMnSe single-crystalline nanocombs showed the highest Curie temperature and magnetic moment. The ferromagnetism in these samples originates from the synergistic effect of interactions, crystalline order, and shape anisotropy. These findings provide a comprehensive understanding of nanostructure-dependent ferromagnetism in GeSe-based diluted magnetic semiconductors and offer new insights for studying fundamental physics and spintronic applications in IV-VI compounds.

High performance photoresponse of transparent β-Ga2O3 film prepared by polymer-assisted deposition

High-Quality Single-Crystalline β-Ga2O3 Nanowires: Synthesis to Nonvolatile Memory Applications

Summary: This study investigates resistance switching phenomena and proposed possible switching and electron conduction mechanisms in one-dimensional nanowires, with a focus on the underexplored application of low-dimensional beta-Ga2O3 nanowires in resistive memory technology. Structural characteristics were analyzed using SEM, TEM, and XRD techniques, while EDS, CL, and XPS analyses confirmed the composition of individual elements and the bonding characteristics essential for ReRAM performances. The study also discussed the forming-free bipolar resistance switching of a single beta-Ga2O3 nanowire ReRAM device and proposed a mechanism based on the formation and annihilation of conductive filaments through oxygen vacancies.
