Enhanced gain and detectivity of unipolar barrier solar blind avalanche photodetector via lattice and band engineering

Summary: By lattice and band engineering, Zhang et al. constructed a unipolar barrier avalanche photodiode with suppressed dark current and reinforced reverse breakdown. Ga2O3-based solar blind avalanche photodetectors exhibit low voltage operation, optical filter-free and monolithic integration of photodetector arrays, and therefore they are promising to be an alternative to the bulky and fragile photomultiplier tubes for weak signal detection in deep-ultraviolet region. These findings provide insights into precise manipulation of band alignment in avalanche photodetectors, and also offer exciting opportunities for further developing high-performance Ga2O3-based electronics and optoelectronics.

Oxygen-vacancy-dependent high-performance α-Ga2O3 nanorods photoelectrochemical deep UV photodetectors

Summary: This paper investigates the effect of oxygen vacancy (V-o) engineering on α-Ga2O3 and synthesizes α-Ga2O3 nanorods with different V-o concentrations through annealing at different temperatures. The results show that Ga2O3-400 nanorod film-based photoelectrochemical (PEC) photodetectors exhibit higher responsivity under 254 nm illumination, and they also demonstrate good multicycle stability, long-term stability, and repeatability. This indicates the promising applications of α-Ga2O3 nanorods in deep ultraviolet (UV) photodetectors.

Summary: In this study, a photoelectrochemical (PEC)-type solar-blind detector constructed by atomic layer deposition (ALD) of oxygen vacancy-rich amorphous Ga2O3 on three-dimensional ZnO nanorod arrays was demonstrated. The device exhibited high photoresponsivity, ultrahigh light to dark ratio, and fast response and recovery times, which resulted from the abundant oxygen vacancies in Ga2O3, the three-dimensional ordered nanostructure, and the Ga2O3/ZnO heterojunction.

The superior performance of a-Ga2O3-based APDs can be attributed to intrinsic carrier transport mechanisms in a-Ga2O3 and modified band alignment at the heterojunctions, providing greater design flexibility for wide applications of emerging Ga2O3 semiconductor with improved performance.

Ultrahigh Deep-Ultraviolet Responsivity of a β-Ga2O3/MgO Heterostructure-Based Phototransistor

Summary: β-Ga2O3 based deep-ultraviolet (DUV) photodetectors have great application potential due to their superior optoelectronic performance, and a recent study has demonstrated a beta-Ga2O3 phototransistor with ultrahigh responsivity and detectivity achieved through an engineered photogating effect. The use of a beta-Ga2O3/MgO heterostructure with an Al2O3 encapsulation layer successfully reduces photogenerated electron/hole recombination and suppresses photoconducting effects, significantly improving the performance of DUV photodetectors. This innovative device configuration and fabrication method may pave the way for the development of highly sensitive DUV photodetectors utilizing oxide-based wide-band-gap materials.

Modification of graphene photodetector by TiO2 prepared by oxygen plasma
