Two-inch Fe-doped β-Ga2O3 (010) substrates prepared using vertical Bridgman method

Summary: The growth of large-diameter high-resistance β-Ga2O3 (010) substrates was achieved using the vertical Bridgman (VB) method, resulting in the successful fabrication of 2-inch β-Ga2O3 (010) substrates with high crystallinity and in-plane uniformity. These substrates exhibited high resistivities and are comparable to the largest size prepared by the Czochralski method.

Low-power multilevel resistive switching in β-Ga2O3 based RRAM devices

Summary: This study systematically investigates the multilevel switching at low power in Ti/TiN/Ga2O3/Ti/Pt resistive random-access memory (RRAM) devices. The fabricated RRAM device shows an excellent non-overlapping window between set and reset voltages with a high R (off)/R (on) ratio. Moreover, the study demonstrates the multi-bit storage capability of these RRAM devices with high R (off)/R (on) ratio for the first time.

Sources of n-Type Conductivity in Single Crystal ?-Ga2O3 and Monoclinic WO3 Nanoparticles

Summary: The origin of unintentional n-type conductivity in wide-band-gap oxides is still debated. This study investigates the physical characteristics of H-containing defects in high-quality fl-Ga2O3 single crystals through solid-state nuclear magnetic resonance and Fourier transform infrared spectroscopy. It is found that the n-type conductivity in fl-Ga2O3 is caused by the VGa-H2+1 complex formed by three trapped protons in half vacancies. The bridged protons in Ga-O(H2)-Ga bonds act as shallow donors, contributing to the conductivity.

On the possible nature of deep centers in Ga2O3

Summary: The study investigates the relationship between the emission rate of deep traps called E1 traps and the electric field dependence. The results demonstrate that the activation energy of the centers and the ratio of high-field to low-field electron emission rates follow a linear relationship with the square root of electric field at a fixed temperature, indicating the deep donor behavior of these traps. The possible microscopic nature of these centers is discussed based on recent theoretical calculations, and the most likely candidates are proposed to be Si-Ga1-H or Sn-Ga2-H complexes.

Advanced Thermoluminescence Spectroscopy as a Research Tool for Semiconductor and Photonic Materials: A Review and Perspective

Summary: Thermoluminescence (TL) spectroscopy measures the positions of localized states/traps in the bandgap by releasing charge carriers using thermal energy. Despite limited applications in semiconductors, recent advances in cryogenic thermally stimulated photoemission spectroscopy (C-TSPS) extend TL measurements to cryogenic temperatures and allow detection of low concentrations of localized states. This article introduces TL and C-TSPS in semiconductor characterization, highlighting their use in measuring ionization energies and characterizing defects. Potential applications in areas such as corrosion and oxide layer formation on metal surfaces are also discussed.

Ambipolarity Regulation of Deep-UV Photocurrent by Controlling Crystalline Phases in Ga2O3 Nanostructure for Switchable Logic Applications

Summary: This study reports the ambipolar photocurrent behavior induced by deep ultraviolet in a pure Ga2O3 photoelectrochemical system, which is closely related to the crystalline phase (alpha or beta) and the surface states of oxygen vacancies. Spongy porous nanorod arrays of Ga2O3 are designed to increase the contact area with the electrolyte, reduce light reflection, and improve light trapping capacity. The effect of surface states on the ambipolar photocurrent behavior of alpha-Ga2O3 nanorod arrays is demonstrated through various treatment times of oxygen plasma.

Controlled Si doping of β-Ga2O3 by molecular beam epitaxy

Summary: This study reports controlled silicon doping of Ga2O3 grown in plasma-assisted molecular beam epitaxy. The addition of an endplate to the Si effusion cell allows for control of the mobile carrier density, resulting in a significant change in electrical resistivity. High room temperature mobilities, exceeding 100 cm(2)/V s, are achieved with a peak value of over 125 cm(2)/V s at a low doping density of 10(17)/cm(3). Temperature-dependent Hall effect measurements show carrier freeze out for samples doped below the Mott criterion. A mobility of 390 cm(2)/V s is observed at 97 K.

Impact of 100 MeV high-energy proton irradiation on β-Ga2O3 solar-blind photodetector: Oxygen vacancies formation and resistance switching effect

Summary: The influence of high-energy proton irradiation on beta-Ga2O3 solar-blind photodetectors was investigated. Proton irradiation led to an increase in oxygen vacancies and carrier migration at the metal/semiconductor interface driven by bias. The results showed a slight increase in photoresponsivity and exhibited apparent hysteresis loops.

Growth and characterization of Ta-doped Ga2O3 films deposited by magnetron sputtering

Analysis of Deep Traps in Mist Chemical Vapor Deposition-Grown n-Type α-Ga2O3 by Photocapacitance Method

Summary: Deep traps in n-type alpha-Ga2O3 grown by mist chemical vapor deposition are analyzed, revealing trap levels at approximately 2.0 eV, 2.5 eV, and 3.2 eV. The concentrations of these traps are lower than previously reported for alpha-Ga2O3, and a large Frank-Condon shift indicates a high degree of lattice coupling in the midgap state of alpha-Ga2O3.

Surface Photovoltage Spectroscopy over Wide Time Domains for Semiconductors with Ultrawide Bandgap: Example of Gallium Oxide

Summary: A nonconventional approach is proposed for measurement of surface photovoltage (SPV) signals across wide ranges in photon energy and time, which allows for distinguishing numerous electronic transitions in beta-Ga2O3. Accumulation of negative charge at the surface of beta-Ga2O3 is observed at long times regardless of the polarity of SPV signals before. This unconventional method opens up new opportunities for investigating electronic properties of semiconductors with ultrawide bandgaps and other photoactive materials.

Ge doping of β-Ga2O3 by MOCVD

Summary: Ge doping in Ga2O3 was studied using MOCVD epitaxy, where factors influencing the incorporation efficiency of Ge were explored. Results showed that Ge incorporation was strongly dependent on parameters such as GeH4/N-2 flow rate, substrate temperature, and VI/III ratio. The study also found that the choice of Ga precursor and MOCVD reactor geometry played a significant role in the Ge doping process, highlighting challenges in achieving controllable Ge doping for n-type conductivity.
