Raman Spectroscopic Characterization of Chemical Bonding and Phase Segregation in Tin (Sn)-Incorporated Ga2O3

Excitation dependent and time resolved photoluminescence of β-Ga2O3, β-(Ga0.955Al0.045)2O3 and β-(Ga0.91In0.09)2O3 epitaxial layers grown by pulsed laser deposition

Summary: In this study, steady state and time-resolved photoluminescence measurements were conducted on beta-Ga2O3 and beta-(Ga0.955Al0.045)(2)O-3 as well as beta-(Ga0.91In0.09)(2)O-3 mixed crystals. The results showed that the steady state luminescence spectra of all the samples exhibited peaks and shoulders. Two transitions were observed in the wavelength ranges of 330-381 nm (ultraviolet) and 486-492 nm (blue) in both Ga2O3 and the alloy oxides. Additionally, emissions at 596 nm (yellow) and 734 nm (near infrared) were observed in Ga2O3. However, only the yellow transition was observed at 582 nm in (Ga0.955Al0.045)(2)O-3 and no transitions were observed in (Ga0.91In0.09)(2)O-3. The variations of integrated and peak intensity, peak position, and recombination lifetimes of the transitions with excitation intensity were analyzed and discussed in terms of the underlying recombination mechanisms.

Microstructure, chemical inhomogeneity, and electronic properties of tin-incorporated Ga2O3 compounds

Summary: This study reports on the investigation of the microstructure, changes in chemical bonding induced by dopants, and electronic structure and chemical valence states of cations in Sn-incorporated gallium oxide. The results show that the incorporation of Sn significantly affects the microstructure and electronic structure of the Ga2O3 compounds. XPS and EDS analyses confirm the presence of SnO2 secondary phase in the samples with higher Sn-content. The FTIR spectroscopic analysis reveals a stronger interaction between Sn and Ga2O3 for higher Sn-content.

Lewis Acid Site Assisted Bifunctional Activity of Tin Doped Gallium Oxide and Its Application in Rechargeable Zn-Air Batteries

However, the lack of a cost-effective and stable bifunctional catalyst has hindered their widespread adoption. This study demonstrates that tin-doped beta-gallium oxide can efficiently catalyze oxygen reduction and evolution reactions, making it a promising cathode material for zinc-air batteries. Experimental and theoretical analysis reveal that the Lewis acid sites in beta-gallium oxide play a crucial role in enhancing the electrocatalytic activity of the tin-doped catalyst.

Effect of sintering temperature on the chemical bonding, electronic structure and electrical transport properties of β-Ga1.9Fe0.1O3 compounds

The APND device exhibited lower specific on-resistance and higher breakdown voltage compared to the PND, leading to a record high power figure of merit in Ga2O3-based pn diodes. Furthermore, the stable interface at elevated temperatures contributed to lower hysteresis and improved electrical performance. This work lays the foundation for enhancing the performance of Ga2O3 diodes through interface engineering.

Role of Oxygen Vacancy Sites on the Temperature-Dependent Photoluminescence of SnO2 Nanowires
