Correlation of Crystal Defects with Device Performance of AlGaN/GaN High-Electron-Mobility Transistors Fabricated on Silicon and Sapphire Substrates

Two-Step GaN Layer Growth for High-Voltage Lateral AlGaN/GaN HEMT

Summary: This paper presents a method for reducing dislocation in the AlGaN/GaN heterostructure for high-voltage lateral HEMT devices. The GaN layer was grown via a two-step growth process, resulting in a smooth surface and overgrown AlGaN layer. The fabricated lateral HEMT showed high breakdown voltages up to 497 V. Improving the growth conditions for the two-step growth can further enhance the performance of AlGaN/GaN HEMTs.

Comparative study on the nanomechanical behavior and physical properties influenced by the epitaxial growth mechanisms of GaN thin films

Summary: This study investigated the effects of carrier gas on the nanomechanical properties of GaN thin films grown on sapphire substrates using MOCVD. It was found that films deposited with H-2 as the carrier gas exhibited lower hardness and Young's modulus compared to those deposited with N-2. Additionally, different fracture and deformation behaviors were observed between the two types of films.

Toward AlGaN channel HEMTs on AlN: Polarization-induced 2DEGs in AlN/AlGaN/AlN heterostructures

Summary: Due to its high breakdown electric field, the ultra-wide bandgap semiconductor AlGaN has gained attention as a potential channel material for next-generation high electron mobility transistors (HEMTs). However, there is a lack of comprehensive experimental study on the effects of Al composition on the transport and structural properties. In this study, we systematically varied the Al content in strained AlGaN quantum well channels to investigate the charge control and transport properties of polarization-induced 2D electron gases (2DEGs). The results showed that the 2DEG density can be tuned by adjusting the Al content.

Thickness-dependent physical and nanomechanical properties of AlxGa1_ xN thin films

Summary: Undoped AlxGa1_xN epilayers with different thicknesses were grown on sapphire substrates using MOCVD. SiN nano-mask was deposited on the substrate to reduce threading dislocation density. The surface coalescence degree affected the physical and nanomechanical properties. Decrease in threading dislocations resulted in slight decrease in physical properties but improved nanomechanical properties. Defects did not significantly affect the plastic deformation capacity of AlxGa1-xN films.

Improved Electrical Characteristics of AlGaN/GaN High-Electron-Mobility Transistor with Al2O3/ZrO2 Stacked Gate Dielectrics

Summary: In this paper, a metal-oxide-semiconductor high-electron-mobility transistor (MOS-HEMT) is proposed to suppress gate leakage current, decrease flicker noise, increase high-frequency performance, improve power performance, and enhance stability. This is achieved by using a Al2O3/ZrO2 stacked layer on a conventional AlGaN/GaN HEMT.

Excimer laser liftoff of AlGaN/GaN HEMTs on thick AlN heat spreaders

Summary: In this study, 193 nm excimer laser-based LLO technology was utilized to lift off AlGaN/GaN HEMTs, resulting in lower thermal resistance and improved device performance. The combination of thick AlN heat spreading layer and bonding to copper heat sink significantly reduced self-heating and drain current droop, achieving the highest drain current density and mobility reported for LLO AlGaN/GaN HEMTs.

Group-III-nitride and halide-perovskite semiconductor gain media for amplified spontaneous emission and lasing applications

Summary: The review focuses on the development of laser and ASE devices in the visible wavelength regime using group-III-nitride and halide-perovskite semiconductors. While the former is well established in the violet-blue-green region, the latter shows promise in solution-based processing and wavelength-tunability, promoting easy heterogeneous integration for a new class of hybrid semiconductor light emitters. The encouraging properties of halide-perovskite semiconductors, such as absence of lattice-matching limitations, direct bandgaps, and excellent carrier transport, inspire researchers to explore new possibilities for novel electrical injection devices designed for lasing and operating-wavelength tuning.

Substrate Effects on the Electrical Properties in GaN-Based High Electron Mobility Transistors

Summary: The electrical characteristics of GaN-based HEMTs operated on different substrates/films were investigated. The study revealed that operating GaN-based HEMTs on AlN substrate or Cu film resulted in improved DC and RF properties due to reduced self-heating effect, increased carrier mobility under the gated region, and ameliorated sheet resistance at the access region. Back-side processing for device transfer did not induce critical defects close to the AlGaN/GaN hetero-interface, as confirmed by C(V) and pulse-mode stress measurements.
