PIC-integrable high-responsivity germanium waveguide photodetector in the C plus L band

Summary: We demonstrate a germanium waveguide p-i-n photodetector (PD) for light detection in the C + L band. Tensile strain is applied to the germanium layer using a SiN stressor on its top surface. Simulation and experimental results show that forming trenches around the device is crucial for effective strain transfer. The device exhibits a flat responsivity in the wavelength range of 1510 nm to 1630 nm, with a high responsivity of over 1.1 A/W at 1625 nm. High 3 dB bandwidth of over 50 GHz is achieved according to frequency response measurements. The integration of waveguide Ge PDs into photonic-integrated circuits (PICs) opens up possibilities for future telecom applications in the C + L band.

High-performance Ge/Si electro-absorption optical modulator up to 85?C and its highly efficient photodetector operation

Summary: We investigated a high-speed Ge/Si electro-absorption optical modulator (EAM) that is evanescently coupled with a Si waveguide of a lateral p-n junction, enabling high-bandwidth optical interconnect over a wide temperature range from 25 degrees C to 85 degrees C. We demonstrated successful operation at 56 Gbps at temperatures up to 85 degrees C. Additionally, we found that the Ge/Si EAM has a relatively small dependence of bandgap energy on temperature, indicating its potential for use in high-performance optical modulators and photodetectors integrated on Si platforms.

Summary: This study demonstrates a Ge electro-absorption modulator (EAM) in the L band with a 3 dB electro-optical bandwidth beyond 67 GHz. The device achieves a data rate of over 80 Gbps for non-return-to-zero on-off keying (NRZ-OOK) modulation at a voltage swing of 2.3V(pp) and a wavelength of 1605 nm. The introduction of an annealing process after CMP is proven to increase the mean static extinction ratio of the EAM, confirming its manufacturability.
