Improved chemical mechanical polishing performance in 4H-SiC substrate by combining novel mixed abrasive slurry and photocatalytic effect

Summary: The study combines mixed abrasive slurry (MAS) with photocatalytic effect in the SiC-CMP process to achieve efficient enhanced CMP technology. By using MAS consisting of Al2O3 and ZrO2 abrasives, a high material removal rate and surface roughness can be obtained under UV irradiation.

Single crystal silicon wafer polishing by pretreating pad adsorbing SiO2 grains and abrasive-free slurries

Summary: A novel method of abrasive-free polishing of single crystal silicon was proposed and explored. By using a polishing pad pretreated with colloidal silica, the processing efficiency, stability and quality of single crystal silicon wafers were improved in abrasive-free slurries containing potassium carbonate, potassium silicate or potassium hydroxide.

Effect and Mechanism of Dual-Official Group of Ethanolamines on the Chemical Mechanical Polishing of Monocrystalline Silicon

A novel slurry for chemical mechanical polishing of single crystal diamond

Adsorption mechanism of PEG on polysilicon films and its inhibitory effect on PDADMAC during CMP process were investigated.
