Epitaxial Dirac Semimetal Vertical Heterostructures for Advanced Device Architectures

Summary: This study demonstrates a novel approach to fabricating heterostructures by epitaxially incorporating the Dirac semimetal Cd3As2 between ZnxCd1-xTe and CdTe layers. An all-epitaxial, barrier-type vertical photodetector is successfully fabricated, exhibiting significantly reduced dark currents. Epitaxial integration plays an important role in accessing advanced architectures for topological semimetal-based devices.

Challenges to magnetic doping of thin films of the Dirac semimetal Cd3As2

Summary: Magnetic doping of topological quantum materials provides an attractive method for studying the effects of time reversal symmetry breaking. The introduction of transition metal Mn into Cd3As2 films shows the formation of a Mn-rich phase at the top surface, indicating that Mn acts as a surfactant during epitaxial growth of Cd3As2.

Structural Properties of TaAs Weyl Semimetal Thin Films Grown by Molecular Beam Epitaxy on GaAs(001) Substrates

Summary: Thin crystalline layers of TaAs Weyl semimetal were grown on GaAs(001) substrates by molecular beam epitaxy. Despite a lattice mismatch, no misfit dislocations were observed at the interface. The layers were fully relaxed and characterized using various experimental techniques.

High Mobility Cd3As2(112) on GaAs(001) Substrates Grown via Molecular Beam Epitaxy

Summary: In this study, a method for epitaxially growing Cd3As2(112) layers on GaAs(001) substrates is demonstrated, and additional buffer layer design principles are proposed to achieve high electron mobility in Cd3As2. Furthermore, a pathway to grow Cd3As2(112) epitaxial layers on Si(001) substrates is outlined, further expanding the potential for integrating Cd3As2 into electronic devices.

Spin and Charge Interconversion in Dirac-Semimetal Thin Films

Summary: In this study, spin-charge interconversion in Cd3As2/permalloy heterostructures was investigated using spin torque ferromagnetic resonance and ferromagnetic-resonance-driven spin pumping. The results showed that the efficiency of spin-charge interconversion is comparable to that in heavy metals and is enhanced by the presence of an interfacial oxide. Regardless of an oxidized or pristine interface, in-plane spin polarization was observed. The study emphasizes the need for caution in interpreting spin transport and spin-charge conversion experiments in Cd3As2 devices.
