Insight into over Repair of Hot Carrier Degradation by GIDL Current in Si p-FinFETs Using Ultra-Fast Measurement Technique

Effectiveness of Repairing Hot Carrier Degradation in Si p-FinFETs Using Gate Induced Drain Leakage

Summary: This study experimentally investigated the gate induced drain leakage (GIDL) of Si p-FinFET and its recovery effect on hot carrier degradation (HCD) to gain a better understanding of the underlying physics. It was found that HCD recovery through GIDL is mainly influenced by electric field-assisted discharging from oxide traps rather than thermal activation. By increasing the GIDL bias, a recovery ratio of up to 80% for HCD can be achieved. However, combining GIDL with a temperature increase from 75°C to 150°C does not further enhance the HCD recovery ratio. The study also observed extraordinary interface state generation and electron injection as the GIDL bias increases, which over-repairs the oxide trap related to HCD. Furthermore, the effectiveness of GIDL in long-term HCD recovery was confirmed through comparison with HCD/GIDL and HCD/relaxation cycling experiments.

Anomalous PBTI Effects in N-Type Super Junction under High Gate Voltage Stress

Summary: This work investigates the anomalous thick oxide-degradation phenomenon in n-type 650-V class super-junction VDMOS transistors. It observes a decrease in threshold voltage (Vt) and an increase in saturation current (IDsat) under high positive bias temperature instability stress. Simulation and experimental results show that high-energy electrons are injected into the gate oxide, causing electron-hole pairs and leading to a decrease in Vt and an increase in IDsat. C-V measurement further confirms these findings.

Re-Examination of Hot Carrier Degradation Mechanism in Ultra-Scaled nFinFETs

Summary: This study experimentally investigates the channel length dependence of hot carrier degradation (HCD) in ultra-scaled nFinFETs with the self-heating correction. The novel insight into the HCD mechanism is proposed by considering the trap behaviors, including both interface traps and oxide traps. The experimental results show that the proportion of interface traps in total traps strongly depends on the channel length, and the interface traps induced by HCD are located near the source side in ultra-scaled nFinFETs.

Design of a Capacitorless DRAM Based on a Polycrystalline-Silicon Dual-Gate MOSFET with a Fin-Shaped Structure

Summary: This study optimized and analyzed a capacitorless one-transistor dynamic random-access memory (1T-DRAM) cell based on a polycrystalline silicon dual-gate metal-oxide-semiconductor field-effect transistor with a fin-shaped structure. The proposed 1T-DRAM demonstrated improved memory characteristics and a relatively high retention time compared to other reported 1T-DRAM structures because of the adoption of the fin-shaped structure.

FinFETs with Thermally Stable RMG Gate Stack for Future DRAM Peripheral Circuits

Summary: This study demonstrates a 14-nm-node Replacement Metal Gate (RMG or Gate Last) high-k Last FinFET flow, compatible with the high thermal budget required during a DRAM fabrication process, for the first time. The functionality of SRAM and Ring Oscillators is proven. An extensive analysis is conducted for the assessment and optimization of the nMOS gate stack. A thermally stable nMOS gate stack design featuring Lanthanum (La)-dipole and TiN/TiAl/TiN Work Function Metals (WFMs) is proposed to achieve sub 0.2 V nMOS threshold voltage (V-t).

Effect of High Temperature on Recovery of Hot Carrier Degradation of scaled nMOSFETs in DRAM

Summary: The study found that nMOSFETs in DRAM can exhibit recovery characteristics after experiencing hot carrier injection in a high temperature environment, but the damage to devices under room temperature conditions is irreversible. When estimating hot carrier lifetime, it is important to carefully evaluate the recovery effect in addition to the temperature effect.

It was found that the generated traps were highly sensitive to stress voltage and stress time, but switching to long channel devices could reduce trap generation and overall degradation.
