Reduction of parasitic reaction in high-temperature AlN growth by jet stream gas flow metal-organic vapor phase epitaxy

Summary: In this study, stable growth of AIGaN was achieved by metal-organic vapor phase epitaxy at 1500 degrees C. The results showed that the AlN growth rate is influenced by gas flow velocity and saturates at room temperature. The developed method provides in-plane uniformity of AlN thickness, low concentration of unintentionally doped impurities, smooth surface, and decrease in dislocation density.

Plasma Hsp90 levels in patients with systemic sclerosis and relation to lung and skin involvement: a cross-sectional and longitudinal study

Fablication of AlN templates by high-temperature face-to-face annealing for deep UV LEDs

Effect of step edges on the adsorption behavior on vicinal AlN(0001) surface during metal-organic vapor phase epitaxy: An ab initio study

Summary: Through ab initio electronic structure calculations, a systematic investigation of the adsorption behavior of Al and N adatoms on vicinal AlN (0001) surface under metal-organic vapor phase epitaxy (MOVPE) growth conditions was conducted. It was found that the vicinal surface with hydrogen-terminated N atom and NH2 was the most stable under N-rich conditions, while the surface with hydrogen-terminated N atom and NH2 at the step edge was favorable over a wide range of Al chemical potential. The adsorption energy of Al adatoms at the step edge was much lower than that in the terrace region, indicating easier incorporation of Al adatoms into the step edge.
