Interface engineering for a VOx based memristor with an ultralow switching voltage and logic functions

Summary: Chemical state analysis in X-ray photoelectron spectroscopy (XPS) relies on assigning well-defined binding energy values to core level electrons originating from atoms in particular bonding configurations. Here, direct evidence is presented for the violation of this paradigm, as the C 1s peak due to C-C/C-H bonded atoms from adventitious carbon (AdC) layers splits into two distinctly different contributions. This finding exposes fundamental problems with the reliability of reported XPS data and suggests discontinuing the use of adventitious carbon in XPS.

Amorphous Metal Oxide Bilayers to Avoid Sneak-Path Currents for High-Density Resistive Memory Arrays

Summary: Hybrid resistive switching devices with a-STO and a-VOx bilayer exhibit superior performance and stability compared to conventional structures, with a non-linearity factor of 4.8 and high endurance of 6000 cycles. The integration into a 10(4) x 10(4) array with 10% readout margin is feasible based on I-V measurements. The hybrid device also shows a six times reduction in OFF current due to the selector effect using non-zero-crossing property of memristors.
