Amorphous ITZO-Based Selector Device for Memristor Crossbar Array

Summary: In the era of digital transformation, a memristor and memristive circuit have been utilized for advanced computer architecture. However, the crossbar array architecture suffers from current leakage, known as the sneak current, resulting in operational errors and high power consumption. To address this issue, we propose an amorphous In-Sn-Zn-O (a-ITZO) oxide semiconductor-based selector device with back-to-back Schottky diodes and nonlinear I-V characteristics, which suppresses surface electron accumulation and shows reliable characteristics against electrical stress and high temperature. The findings present a feasible solution for the development of a high-density memristor crossbar array.

A compute-in-memory chip based on resistive random-access memory

Summary: This study presents NeuRRAM, a RRAM-based CIM chip that offers versatility, high energy efficiency, and accuracy. By co-optimizing algorithms, architecture, circuits, and devices, the chip can be reconfigured for different model architectures and provides twice the energy efficiency of previous state-of-the-art RRAM-CIM chips across various computational bit-precisions. It achieves inference accuracy comparable to software models quantized to four-bit weights across various AI tasks.

Stacked One-Selector-One-Resistive Memory Crossbar Array With High Nonlinearity and On-Current Density for the Neuromorphic Applications

By using ruthenium dioxide as the selector electrode, a nonlinear selector with high nonlinearity and sufficient endurance is achieved. Emulating the short-term plasticity of a biological synapse with a ruthenium complex-based organic mixed ionic-electronic conductor

Summary: This study presents an organic mixed ionic-electronic conductor (OMIEC) memristor that mimics the short-term plasticity (STP) of biological synapses. By controlling the ion conductivity of the active layer, the behavior of neurotransmitters is emulated. The addition of salt influences the short-term memory behavior, making it similar to biological synapses. This memristor can be employed in SPICE simulations to modulate the spike-timing-dependent synaptic plasticity learning rule.

Impact of electrolyte density on synaptic characteristics of oxygen-based ionic synaptic transistor

Summary: The study demonstrates that controlling the density of the electrolyte is crucial in achieving excellent synaptic characteristics in an oxygen-based ionic synaptic transistor. By precisely controlling the density of the HfOx electrolyte, improved ion mobility and controlled ion migration were achieved, resulting in wide dynamic range, linear weight update, low operating voltage operations, and stable cyclic operations. Ultimately, an improved pattern recognition accuracy was confirmed using an O-IST with an optimal density HfOx electrolyte.

A dual-functional Ta/TaOx/Ru device with both nonlinear selector and resistive switching behaviors

Summary: In this work, a Ta/TaOx/Ru device is demonstrated to function as both a highly uniform and nonlinear selection device and a stable resistive switching device by controlling the voltage applied to the Ta electrode. The device shows high selectivity, current density, non-linear performance, and stable resistive switching behavior, potentially offering a solution for large-scale memristor arrays. Further research on the mechanism of Ta/TaOx devices is deepened with this study.
