Effect of surface irregularities on diamond Schottky barrier diode with threading dislocations

Summary: This study examines the effect of surface irregularities on the characteristics of Schottky barrier diodes (SBDs) by observing pyramidal and flat-type hillocks. It is found that surface protrusions on pyramidal hillocks lead to higher reverse leakage currents, while flat hillock regions without surface irregularities exhibit lower reverse currents.

Structural and optical properties of Nd doped LaPO4

Investigation of temperature-dependent electrical parameters in a Schottky barrier diode with multi-walled carbon nanotube (MWCNT) interface

Summary: This study investigates the electrical parameters of the MWCNT/n-6H-SiC Schottky barrier diode as a function of temperature. It is observed that the MWCNTs coat the semiconductor randomly and in an entangled manner. The ideality factor and barrier heights of the diode are found to be temperature-dependent. The series resistance of MWCNTs used as an interface material can be effectively changed. The capacitance-voltage measurements reveal that the increase in diode capacitance at low frequencies is associated with interface states.

Multi-channel AlGaN/GaN Schottky barrier diodes with a half through-hole

By forming multiple parallel 2DEG channels, the SBDs demonstrate a significant decrease in series resistance, with the quintuple-channel SBD showing only 39.5% of the single-channel SBD's resistance.

Temperature-dependent electrical characteristics of neutron-irradiated GaN Schottky barrier diodes

A possible single event burnout hardening technique for SiC Schottky barrier diodes

Characteristic of flexible β-Ga2O3 Schottky barrier diode based on mechanical stripping process

Summary: The research on the flexible transverse beta-Ga2O3 Schottky barrier diode demonstrated that the device's electrical characteristics change with increasing curvature, attributed to the decrease in barrier height and increase in scattering. The forward current of the device shows different trends in small and large voltage ranges after bending, while the maximum transconductance and subthreshold swing are also affected by the increase in curvature. The switch ratio of the device remains relatively stable under bending conditions compared to flat conditions.

Highly reliable THz hermetic detector based on InGaAs/InP Schottky barrier diode

Summary: A low-barrier Schottky barrier diode with integrated antenna for broadband THz detection, based on an n-InGaAs/n+-InP hetero-epitaxial structure, showed refined and uniform nonlinear rectifying characteristics. A compact and robust hermetic packaged module was fabricated using this device, with stable and consistent electrical characteristics even in mechanical/vibration shock and abrupt temperature changes. The detection performance of the module, characterized by frequency domain spectroscopy system, showed a detectable bandwidth of 0.1-0.8 THz, a voltage responsivity of 320 V/W, and noise equivalent power of 3.1.10-9 W/Hz0.5 at 300 GHz.
