Bulk Single-Crystal Growth of Ce/Gd3(Al,Ga)5O12 from Melt without a Precious Metal Crucible by Pulling from a Cold Container

Yoshikawa Akira et al.

Summary: We present a novel method for growing cerium-doped multicomponent garnet (Ce/GAGG) single crystals by crystal pulling from a melt using a cold container without a precious metal crucible. The optical, luminescence, and scintillation characteristics of the samples from three crystals were measured and compared with a commercial Ce/GAGG crystal, showing the practical potential of this method. The elimination of an expensive precious metal crucible makes crystal growth more economical.

Electron mobility in ordered β-(AlxGa1-x)2O3 alloys from first-principles

Xinlei Duan et al.

Summary: Alloying Ga2O3 with Al2O3 to form (AlxGa1-x)(2)O-3 alloys results in diverse structural phases with distinctive optoelectronic properties. This study focuses on ordered beta-(AlxGa1-x)(2)O-3 alloys and predicts the carrier mobility and intrinsic electron mobility limit based on first principles calculations. The results show that the electron mobility of the alloys is limited by strong polar optical phonon scattering. The study provides insights into the carrier dynamics of ordered beta-(AlxGa1-x)(2)O-3 alloys and aims to improve the electron mobility for potential applications in high-power electronics.

Anisotropic dielectric function, direction dependent bandgap energy, band order, and indirect to direct gap crossover in a-(AlxGa1-x)2O3 (0=x=1)

Matthew Hilfiker et al.

Summary: Mueller matrix spectroscopic ellipsometry is used to study the anisotropic optical properties of rhombohedral alpha-(AlxGa1-x)(2)O-3 thin films. The results show that the direction dependence of the lowest bandgap and band-to-band transitions changes with composition, and there is a band order switch at approximately 40% Al content.

Dominant Effects of Epitaxial Strain on the Phase Control of Heterostructural (InxGa1-x)2O3 Alloys

Han Uk Lee et al.

Summary: The thermodynamic phase diagrams for (InxGa1-x)(2)O-3 alloy in both bulk and epitaxial states were determined using density functional theory calculations and regular solution models, revealing the significant influence of epitaxial strain on alloy growth. While alloying is restricted by a miscibility gap under no strain, the Al2O3 heteroepitaxy substrate allows for more metastable regions for polymorphs. By selecting an appropriate substrate, a phase control strategy for (InxGa1-x)(2)O-3 alloys in orthorhombic polymorphs is suggested.

Atomic scale investigation of aluminum incorporation, defects, and phase stability in β-(AlxGa1-x)2O3 films

Jared M. Johnson et al.

Summary: The study focuses on the aluminum atom incorporation, defect formation, and phase stability in beta-(AlxGa1-x)(2)O-3 films for ultra-wide bandgap applications, utilizing a combination of STEM and DFT to explain atomic scale structural characteristics and properties. The research finds that aluminum occupies octahedral and tetrahedral sites due to surface reconstructions and kinetic limitations, ultimately limiting the stability of the beta-phase. Local heterogeneity of composition leads to the formation of planar defects, impacting the stability of the beta-phase and resembling the metastable gamma-phase.

Atomistic origin of compositional pulling effect in wurtzite (B, Al, In)xGa1-xN: A first-principles study

Hiroshi Mizuseki et al.

Summary: Fluctuations in composition are commonly observed in epitaxial-grown III-V multinary alloys, and these are attributed to compositional pulling effects. By using first-principles calculations, different geometric configurations of gallium nitride (GaN)-based ternary alloy X0.125Ga0.875N with minority atoms B, Al, or In have been investigated, revealing the most stable configuration for each alloy. The preferential sites of minority atoms in wurtzite nitride phases are consistent with composition pulling effects, and the degree of crystallinity can be well described by the calculated relative energy.
