Nonvolatile van der Waals Heterostructure Phototransistor for Encrypted Optoelectronic Logic Circuit

Two-Dimensional Silicon Atomic Layer Field-Effect Transistors: Electronic Property, Metal-Semiconductor Contact, and Device Performance

Summary: In this study, novel silicon atomic-layer-based field-effect transistors (FETs) are thoroughly investigated to provide fully CMOS-compatible 2-D materials. The intrinsic transport properties of proposed 2-D silicon semiconductors are unveiled through first-principles and quantum transport simulations. Moreover, the electrode contact issues and device performance of LHDSi-based Schottky-barrier (SB) FETs are analyzed. The study demonstrates the promising application of 2-D silicon semiconductors in ultra-scaled FETs and the potential contact issues of metal electrodes.

Space-charge-limited current with traps in trigonal selenium nanowires

Summary: The current-voltage characteristics of trigonal selenium nanowire crystals made via immersion in ethanol were studied, revealing a steep increase in current at the trap-filled limit voltage. Analysis based on a three-dimensional model estimated trap concentration and trap energy, compared with trap levels obtained from a photocurrent spectrum analysis. Different trap levels were attributed to deformation, OH- stretching mode, and CH- stretching mode.
