Comparative Study of Atomic Layer Deposited Indium-Based Oxide Transistors with a Fermi Energy Level-Engineered Heterojunction Structure Channel through a Cation Combinatorial Approach

Summary: Amorphous indium-gallium-zinc oxide (a-IGZO) has become a standard channel ingredient of switching/driving transistors in active-matrix organic light- emitting diode (AMOLED) televisions. However, mobile AMOLED displays with a high pixel density and good form factor do not often employ a-IGZO transistors due to their modest mobility. This study investigates the use of all-oxide thin-film transistors (TFTs) with heterojunction stacks using atomic layer deposition (ALD) method as an alternative to a-IGZO transistors. The results show that the designed heterojunction stacks can achieve excellent electrical performance and stability, suggesting the feasibility of high-performance ALD-derived oxide TFTs for high-end mobile AMOLED displays.

Remarkable Stability Improvement with a High-Performance PEALD-IZO/IGZO Top-Gate Thin-Film Transistor via Modulating Dual-Channel Effects

Summary: PEALD-based bilayer IZO/IGZO TFTs with different IZO and IGZO layer thicknesses were fabricated to evaluate the correlation between thickness and electrical characteristics/reliability. The dual-channel formed by IZO stacked on the backchannel improves both mobility and reliability of devices as the IZO layer thickness increases. The main channel transition to IZO leads to a mobility increase with a lower threshold voltage shift and a remarkable improvement of reliability. ALD-based dual-channel regulation can overcome the trade-off between mobility and reliability.

Performance enhancement of solution-processed InZnO thin-film transistors by Al doping and surface passivation

Summary: This study investigates the effects of doping and surface passivation on the electrical, optoelectronic, and physical properties of solution-processed oxide thin-film transistors (TFTs). The optimized TFTs show improved current on/off ratio, reduced drain current hysteresis, and enhanced bias stress stability. The results suggest the potential of these TFTs for future low-cost, low-power electronics.

Significant performance and stability improvement of low-voltage InZnO thin-film transistors by slight La doping

Summary: This study developed La-doped InZnO channel for low-voltage, high-performance, and stable TFTs using a solution process. The incorporation of La controlled carrier concentration, improved surface morphology, and passivated oxygen-related defects, reducing trap density at dielectric/channel interface and within the channel layer. Optimized TFTs showed low operating voltage, high mobility, and stable performance, supporting the development of battery-powered active-matrix displays.

Improvement of Electrical Performance in Solution-Processed InZnO Thin-Film Transistor With a Radio Frequency O2 Triggered Multistacked Architecture

Summary: This study investigates a method for radio frequency oxygen plasma treatment of IZO films, showing that this posttreatment technology can improve the mobility and stability of IZO thin-film transistors. The process involves spin coating and thermal annealing to form the active layers, followed by O-2 plasma posttreatment to create a multistacked architecture triggered by O-2. The plasma-treated TFT devices exhibit improved electrical characteristics compared to untreated samples.

High-Mobility Amorphous InGaZnO Thin-Film Transistors With Nitrogen Introduced via Low-Temperature Annealing

Summary: The letter discusses how the carrier mobility of amorphous InGaZnO thin-film transistors was enhanced by introducing nitrogen and forming Zn3N2, with a saturation field-effect mobility of 61.6 cm(2)/Vs. However, annealing at 400 degrees C led to a decrease in mobility to 4.1 cm(2)/Vs due to the formation of defective ZnxNy. Additionally, the enhanced mobility of a-IGZO TFTs did not exhibit persistent photoconductivity behavior, making them suitable for functional circuits in active-matrix displays.

One-Volt, Solution-Processed InZnO Thin-Film Transistors

Mobility-stability trade-off in oxide thin-film transistors

Effects of crystalline structure of IGZO thin films on the electrical and photo-stability of metal-oxide thin-film transistors

Summary: The study found that TFTs with c-axis aligned crystalline (CAAC) IGZO channels exhibited enhanced stability under various electrical, temperature, and light-stressed conditions compared to those with amorphous and nanocrystalline IGZO channels. CAAC-IGZO channels with low deep-level defects allowed for high electrical performance and enhanced stability, while a- and nc-IGZO TFTs showed relatively poor stability due to higher levels of deep-level defects in the channel layers. The enhanced light-stability in CAAC-IGZO TFTs is attributed to the low activation energy for recombination and/or neutralization of photo-generated carriers.

High-performance solution-processed Ti3C2Tx MXene doped ZnSnO thin-film transistors via the formation of a two-dimensional electron gas

Summary: This study successfuly improved the performance of ZTO thin-film transistors by doping MXenes, forming a two-dimensional electron gas and significantly increasing the field-effect mobility and on/off current ratio. Additionally, the stability was enhanced in homojunction devices through modification in the leading conduction mode, and further improved performance was achieved by applying the homojunction channel on the dielectric layer.
