33 GHz Overmoded Bulk Acoustic Resonator

Summary: In this work, a new class of thickness extensional microelectromechanical resonator called overmoded bulk acoustic resonator (OBAR) is proposed for filtering applications in the 5G millimeter wave spectrum. The OBAR operates in a second overtone thickness mode, distributing acoustic energy evenly between layers. Compared to traditional resonators, the OBAR has thicker piezo and metal layers, enabling higher frequency devices.

Vertical and Lateral Etch Survey of Ferroelectric AlN/Al1-xScxN in Aqueous KOH Solutions

Summary: Due to their favorable electromechanical properties, Aluminum Nitride (AlN) and Aluminum Scandium Nitride (Al1-xScxN) thin films have been widely used in radio frequency (RF) acoustic devices. However, the resistance to etching at high scandium alloying has hindered the realization of devices that can fully utilize the highest electromechanical coupling coefficients. In this study, the etch rates of AlN and Al1-xScxN with different scandium concentrations were investigated. The findings provide valuable insights for structure/composition analysis and potential applications.

X-Band Multi-Frequency 30% Compound SCALN Microacustic Resonators and Filters for 5G-Advanced and 6G Applications

Summary: This paper reports on record-high f(s)·Q figure of merit and k(t)(2)·Q for ScAlN CLM microacustic resonators in the SHF range. Additionally, ScAlN-based resonators have been arranged to produce first-order passband ladder filters above 5 GHz, providing record-wide fractional bandwidth. This paves the way for high-performance commercial filters in the 5G era and beyond, where SHF operation and wide carrier bandwidth are crucial.

A Low Phase Noise 30 GHz Oscillator Topology for Resonant-Fin-Transistors Based High-Q On-chip Resonators in 14 nm Technology

Summary: This work presents an ultra low phase noise 30 GHz oscillator topology in 14 nm technology for an active mode MEMS-based resonator using resonant-fin transistors (RFT). The proposed novel architecture can be modeled as a voltage controlled current source with a 270 phase shift between its output current and input voltage. Simulation results demonstrate that the designed oscillator achieves phase noise less than -144 dBc/Hz at 1 MHz offset for a 30 GHz carrier frequency with a quality factor of 10,000, while consuming 5.5 mW power from a 0.8 V supply.

Toward 40GHz excitation of diamond-based HBAR

High-Overtone Thin Film Ferroelectric AlScN-on-Silicon Composite Resonators

Summary: This study presents the first demonstration of thin-film ferroelectric Aluminum Scandium Nitride (AlScN)-on-silicon composite resonators, achieving high-overtone resonance modes with a high figure of merit (FoM). The research shows that the addition of a passive Si device layer underneath the thin piezo-stack results in improved quality factor (Q), structural robustness, and overall FoM. High k(t)(2) values and FoM are reported for the TE resonant frequency, showing a significant improvement compared to the co-fabricated AlScN-only FBARs.

The experiments show that the transmission amplitude and phase of the resonators can change with the depolarization of the films, indicating complete polarization switching.
