Resistive switching properties for fluorine doped titania fabricated using atomic layer deposition

Summary: This study demonstrates the use of F-doped TiO2 material for resistive random access memory (RRAM) devices, showing improved reliability by controlling oxygen vacancies and utilizing fluorine anions for resistive switching behavior instead of oxygen defects. The in situ doping method in atomic layer deposition (ALD) was used to develop the material, resulting in reduced sneak current and passivation of oxygen-related defects in TiO2. This approach provides a promising candidate for high reliability RRAM devices.

Realizing forming-free characteristic by doping Ag into HfO2-based RRAM

Summary: In this study, Ag-doped HfO2-based RRAM with high on-off ratio, low-power consumption, and forming-free properties was investigated by proposing a fabrication flow of the device with via-hole structure. The devices were able to execute resistive switching without a high-voltage forming process after Ag doping as the switching layer. The conduction mechanism was validated by current fitting analysis, and a physical model was proposed to explain the formation and dissolution of the filament based on electric field simulation.
