Highly Sensitive Band Alignment of the Graphene/MoSi2N4 Heterojunction via an External Electric Field

Gang Yuan et al.

Summary: The influence of interlayer spacing and external electric field on the GR/MoSi2N4 heterojunction was systematically investigated. The study found that both the type and height of the Schottky barrier can be tuned by altering the interlayer spacing or applying external electric field. These findings are of great importance for the design of next-generation field-effect transistors.

Two-dimensional van der Waals electrical contact to monolayer MoSi2N4

Liemao Cao et al.

Summary: This study investigates van der Waals heterostructures composed of MoSi2N4 contacted by graphene and NbS2 monolayers using first-principles density functional theory calculations. The results reveal an ultralow Schottky barrier height at the MoSi2N4/NbS2 contact, beneficial for nanoelectronics applications, and show that the Schottky barrier height at the MoSi2N4/graphene contact can be modulated through interlayer distance or external electric fields, opening up opportunities for reconfigurable and tunable nanoelectronic devices.

Enhanced optical absorption and photocatalytic water splitting of g-C3N4/TiO2 heterostructure through C&B codoping: A hybrid DFT study

Yanming Lin et al.

Summary: The research demonstrates that the C and B-doped g-C3N4/TiO2 exhibit higher band-edge potential in Z-scheme heterostructures, promoting charge separation and redox ability. The introduction of C 2p energy level after C-doping facilitates the separation of photoexcited carriers, while B-doping reduces the bandgap and promotes red-shift of the optical absorption edge. The C&B codoped g-C3N4/TiO2 follows type-II charge transfer mode, with a narrow bandgap and strong optical absorption ability.

Interfacial Electronic Properties and Tunable Contact Types in Graphene/Janus MoGeSiN4 Heterostructures

Nguyen T. T. Binh et al.

Summary: In this study, ultra-thin van der Waals heterostructures were constructed between graphene and a new 2D Janus MoGeSiN4 material to investigate their interfacial electronic properties and tunable Schottky barriers. The results showed that the graphene/MoGeSiN4 heterostructures have high carrier mobility, making them suitable for high-speed nanoelectronic devices. Depending on the stacking patterns, either an n-type or a p-type Schottky contact is formed at the interface, which can be transformed under strain engineering and electric field.

Schottky barrier heights in two-dimensional field-effect transistors: from theory to experiment

Yangyang Wang et al.

Summary: Over the past decade, two-dimensional semiconductors have attracted wide interest due to their extraordinary properties, with field-effect transistors being commonly used as the device geometry. Direct metal contact is often utilized in 2DSC FETs due to the lack of effective doping techniques. The presence of a Schottky barrier in the metal-2DSC junction significantly impacts the performance of most 2DSC FETs, emphasizing the importance of low SB contacts.

Tunable Schottky contact in graphene/InP3 van der Waals heterostructures

Dingbo Zhang et al.

Summary: The study explores the contact behavior between graphene and two-dimensional semiconductors, showing that graphene/InP3 heterostructures have low binding energy and mechanical stability, allowing for experimental preparation. A shift from n-type to p-type Schottky contact can be induced by shortening the layer spacing, making graphene/InP3 heterostructures into semiconductors under large compressive strain. The design of a Schottky barrier transistor based on modulated contact type, which can tune the doping of graphene in graphene/InP3 heterostructures, is of significant importance for guiding the design of new generation graphene-based contact.

Summary: This study systematically investigates the effect of vertical strain on the electronic structure of bilayer materials, and reveals that under a certain compressive strain, semiconductor materials can transition to metallic materials due to energy shifts of electronic states. Similar transitions are observed in other strained bilayers, showing potential for strain-induced engineering of electronic properties.
