Defects and Reliability of GaN-Based LEDs: Review and Perspectives

The effects and mechanisms of 2 MeV proton irradiation on InP-based high electron mobility transistors

Summary: InP-based HEMTs exhibit excellent radiation tolerance, with degradation in electrical characteristics only occurring at high irradiation fluences. Despite some abnormalities in transconductance peak collapse, overall RF characteristics show slighter degradation compared to DC transconductance. Device simulations suggest defects at heterojunction interfaces are responsible for degradation, highlighting the potential for InP-based HEMTs in radiation environments.

Neutron irradiation effects on gallium nitride-based blue LEDs

Deep-Level Defects Induced Degradation of Negative Differential Resistance in GaN-Based Resonant Tunneling Diodes

Summary: This study finds that deep-level defects in epitaxial materials significantly affect the negative differential resistance (NDR) of GaN-based resonant tunneling diodes (RTDs). Through experiments and first-principles calculations, it is confirmed that there are two deep-level defects at the active region tunneling interface. Mechanism of Proton-Induced electrical degradation of AlGaN/GaN high electron mobility transistors

Summary: The study examined the proton-induced electrical degradation of AlGaN/GaN HEMTs through 5-MeV proton irradiation, finding that radiation-induced defects were not the main factor of characteristic degradation. Additional proton irradiation caused severe degradation in electrical characteristics, with the HEMTs fabricated on proton-irradiated heterostructures showing the largest degradation. Collision of protons and metal contacts may create additional defects leading to significant degradation in device characteristics. Additionally, pre-existing defects in AlGaN/GaN heterostructures from initial proton irradiation can also impact device characteristic degradation.

A review on GaN-based two-terminal devices grown on Si substrates

Advances in material epitaxy, device design, and fabrication technology for GaN diodes are illustrated, along with a comprehensive overview of static and dynamic characteristics for p-i-n diodes. The achievements in cracks-free LED-on-Si and micro-LED display using GaN-on-Si epitaxy are discussed, highlighting the great potential of GaN-based device technology.

A carbon-doping related luminescence band in GaN revealed by below bandgap excitation

Summary: Carbon doped GaN grown by hydride vapor phase epitaxy was studied using photoluminescence and photoluminescence excitation spectroscopy across a range of carbon concentrations. The emission characteristics at different excitation wavelengths suggest the involvement of carbon complexes in the reduction of typical transitions. The intense emission band at 1.62 eV for higher carbon concentrations is proposed to be related to the formation of tri-carbon complexes.

Carbon complexes in highly C-doped GaN

Summary: In this study, the properties of heavily C-doped GaN are investigated using optical experiments and hybrid density functional theory calculations. Carbon acceptors were shown to induce yellow and blue luminescence bands, with the yellow band shifting as carbon concentration increases. Complexes such as the dicarbon donor-acceptor complex are identified as potential candidates to explain the observed luminescence peak shifts.

Reducing the reverse leakage current of AlGaN/GaN heterostructures via low-fluence neutron irradiation

Summary: Low-fluence neutron irradiation is a promising way to reduce the reverse leakage current in AlGaN/GaN heterostructures while maintaining other electronic properties almost unchanged. The mechanism involves the mobility of neutron scattered group-III interstitials, passivation of V-III-DLs, and escape of interstitials after saturation of passivation. This post-processing treatment offers a new approach for improving the electronic properties of AlGaN/GaN heterostructures grown by MOCVD on sapphire substrates.
