AlN/Al0.5Ga0.5N HEMTs with heavily Si-doped degenerate GaN contacts prepared via pulsed sputtering

Summary: This study reports on AlN barrier Al0.5Ga0.5N high electron mobility transistors (HEMTs) prepared by pulsed sputtering deposition. By selectively regrowing n-type GaN contacts, degenerate properties were achieved with excellent electron concentration and mobility, resulting in a record low contact resistance. The AlN/Al0.5Ga0.5N HEMTs exhibited remarkable DC output characteristics, demonstrating potential applications for high-power and high-frequency AlGaN electron devices.

High thermal conductivity and ultrahigh thermal boundary conductance of homoepitaxial AlN thin films

Toward AlGaN channel HEMTs on AlN: Polarization-induced 2DEGs in AlN/AlGaN/AlN heterostructures

Summary: Due to its high breakdown electric field, the ultra-wide bandgap semiconductor AlGaN has gained attention as a potential channel material for next-generation high electron mobility transistors (HEMTs). However, there is a lack of comprehensive experimental study on the effects of Al composition on the transport and structural properties. In this study, we systematically varied the Al content in strained AlGaN quantum well channels to investigate the charge control and transport properties of polarization-induced 2D electron gases (2DEGs). The results showed that the 2DEG density can be tuned by adjusting the Al content.

High-density polarization-induced 2D electron gases in N-polar pseudomorphic undoped GaN/Al0.85Ga0.15N heterostructures on single-crystal AlN substrates

Molecular beam homoepitaxy of N-polar AlN on bulk AlN substrates

Summary: In this study, N-polar AlN epilayers were successfully grown on the N-face of AlN substrates using plasma-assisted molecular beam epitaxy. In situ thermal deoxidation and Al-assisted thermal desorption were used to remove native surface oxides and impurities, resulting in successful homoepitaxy. The grown AlN layer exhibited smooth surface morphologies and low structural defect densities, with the presence of interesting inversion domains.

6.2 W/Mm and Record 33.8 PAE at 94 GHz From N-Polar GaN Deep Recess MIS-HEMTs With ALD Ru Gates

Summary: This study reports on the W-band power performance of N-polar GaN deep recess MIS-HEMTs using a new ALD ruthenium gate metallization process. The use of deep recess structure helps control DC-RF dispersion and increase conductivity in the access regions, while ALD ruthenium effectively fills narrow T-gate stems to achieve shorter gate lengths and lower gate resistance. With a gate length scaled down to 48 nm, a record high 8.1 dB linear transducer gain was achieved at 94 GHz, resulting in a record 33.8% power-added efficiency and output power density of 6.2 W/mm.
