Praseodymium-Doped In-Sn-Zn-O TFTs With Effective Improvement of Negative-Bias Illumination Stress Stability

Summary: In this study, amorphous praseodymium-doped In-Sn-Zn-O thin-film transistors (ITZO-Pr TFTs) were fabricated under different RF magnetron sputtering powers to improve negative-bias illumination stress (NBIS) stability. The optimized ITZO-Pr TFTs showed improved field effect mobility and reduced light responsivity compared to ITZO TFTs. Furthermore, Pr doping altered the relaxation processes of photoelectrons and lowered the activation energy, enhancing the NBIS stability of ITZO TFTs.

Low temperature and high-performance ZnSnO thin-film transistors engineered by in situ thermal manipulation

Summary: This study achieved high performance of ZnSnO thin film transistors (TFTs) at low temperatures through an in situ thermal manipulation strategy. The enhanced performance was attributed to the densification and local-lattice order improvement of the thin film, as well as the facilitation of oxygen vacancy formation and ionization.

UV-Treated ZrO2 Passivation for Transparent and High-Stability In2O3 Thin Film Transistor

Summary: The introduction of a passivation layer is an effective strategy to enhance the electrical stability of thin-film transistors (TFTs). However, conventional passivation processes often damage the bottom semiconductor layer. In this study, UV-irradiated ZrO2 was used as a passivation layer for In2O3 TFTs, resulting in improved electrical performance and excellent stability. This research demonstrates the great potential of ZrO2 passivation for transparent electronics fabrication.

Hydroxyl-induced stability and mobility enhancement for field effect transistor based on In2O3 nanofiber

Summary: In this work, In2O3 nanofibers were fabricated using electrospinning, and a field effect transistor (FET) based on In2O3 nanofibers was integrated. A hydroxyl-assisted strategy was proposed to enhance the stability and performance of the FET. After UV irradiation, a FET with high mobility and high stability was achieved, likely due to the decomposition of hydrogen peroxide (H2O2) and removal of surface defects through hydroxyl radicals.

Summary: This study investigated an InGaZnO thin-film transistor (TFT) with plasma oxidation of silicon nitride (SiNx) gate dielectric, achieving small subthreshold swing and enhanced stability. The plasma oxidation on SiNx gate dielectric provides a novel approach for suppressing interface traps in high-performance InGaZnO TFTs, resulting in improved device performance.
