Defect-Stabilized Substoichiometric Polymorphs of Hafnium Oxide with Semiconducting Properties

Crystal and defect structures are identified using various analytical methods, and a consistent band structure model involving oxygen vacancy-induced in-gap defect states is proposed. The comprehensive study of engineered hafnia thin films has implications for resistive memory device design and can be applied to chemically similar suboxide systems.

Imaging Dielectric Breakdown in Valence Change Memory

Summary: The study reports the use of STEM EBIC imaging to directly visualize the electronic signatures of dielectric breakdown process in Pt/HfO2/Ti valence change memory devices. It is observed that DB proceeds through two distinct structures: a volatile, soft filament created by electron injection; and a non-volatile, hard filament created by oxygen-vacancy aggregation. This research makes a physical distinction between soft and hard DB, while also considering the progressive change in the relative lengths of the hard and soft filaments.

Dielectric breakdown in HfO2 dielectrics: Using multiscale modeling to identify the critical physical processes involved in oxide degradation

A Consistent Model for Short-Term Instability and Long-Term Retention in Filamentary Oxide-Based Memristive Devices

Summary: The major challenges of resistive switching random access memories based on the valence change mechanism (VCM) are short-term instability and long-term retention failure, which are caused by read noise and physical processes of diffusion. A three-dimensional kinetic Monte Carlo simulation model is introduced to explain the instability and retention failure consistently, showing that random diffusion of oxygen vacancies plays a crucial role in the reliability of VCMs. The results of the simulations are compared with experimental data, providing insights into improving the reliability of VCM devices.

Synaptic behaviour of TiOx/HfO2 RRAM enhanced by inserting ultrathin Al2O3 layer for neuromorphic computing
