Vertical MoS2 transistors with sub-1-nm gate lengths

Wafer-scale monolithic integration of full-colour micro-LED display using MoS2 transistor

Summary: This paper presents a novel fabrication method for the integration of transition metal dichalcogenides with compound semiconductors, which is compatible with a batch microfabrication process. The authors demonstrate the synthesis of a thin film of molybdenum disulfide on a gallium-nitride-based epitaxial wafer, which is then used to form a thin film transistor array. This transistor array is subsequently integrated with micro-light-emitting-diode devices to create an active matrix micro-LED display. The authors also show a simple approach for obtaining red and green colors through the printing of quantum dots on a blue micro-LED, enabling the scalable fabrication of full-color micro-LED displays.

Modulation of the Reaction Mechanism via S/Mo: A Rational Strategy for Large-Area MoS2 Growth

Summary: This study presents a new strategy for regulating the reaction mechanism of CVD-grown 2D MoS2 crystals by modulating the sulfur and molybdenum precursor concentration ratio. It was found that there is an optimal S/Mo ratio that favors the heterogeneous reaction, leading to high-quality MoS2 crystal growth. These findings provide important insights into the rational process design for 2D MoS2 growth and could serve as a reference for the growth of other high-quality TMD materials.

CVD Synthesis of Intermediate State-Free, Large-Area and Continuous MoS2 via Single-Step Vapor-Phase Sulfurization of MoO2 Precursor

Summary: Using molybdenum dioxide (MoO2) as the precursor, successful growth of continuous films of monolayer MoS2 was achieved. Increasing the gas flow rate significantly reduced grain-boundary separation in the continuous film, indicating a transition from kinetically to thermodynamically controlled growth. Additionally, the single-step vapor-phase sulfurization (VPS) reaction of MoO2 was effective in suppressing intermediate state formations when the S:Mo loading ratio exceeded the stoichiometric ratio of 3:1.
