Substrate-Free Chemical Vapor Deposition of Large-Scale III-V Nanowires for High-Performance Transistors and Broad-Spectrum Photodetectors

Summary: In this work, high-quality III-V nanowires (NWs) of binary GaSb, GaAs and ternary GaAsxSb1-x, InxGa1-xAs were successfully grown on various substrates using a simple and low-cost metal-catalyzed chemical vapor deposition (CVD) method. The resulting NWs exhibited homogeneous morphology, crystallinity, and stoichiometry, indicating high-quality phase purity. The electrical properties of GaSb NWs grown on different substrates showed satisfactory values, and the fabricated GaSb NWs photodetector demonstrated excellent broad-spectrum photodetection ability. The study also demonstrated the preparation of large-scale GaSb NWs with uniform morphology, crystallinity, stoichiometry, and electrical properties on glass using a home-made stepper CVD method. These findings guide the easy growth of high-quality functional NWs on any expected substrates for further photoelectronic applications.

Near-Infrared Polarimetric Image Sensors Based on Ordered Sulfur-Passivation GaSb Nanowire Arrays

Summary: The near-infrared polarimetric image sensor has become a research hotspot due to its wide range of applications. The ordered GaSb nanowire arrays synthesized through a sulfur-catalyzed chemical vapor deposition process show potential for near-infrared polarization photodetection. The sulfur-passivation GaSb nanowire-based photodetector exhibits lower dark current and higher responsivity than pure GaSb nanowires. A flexible polarimetric image sensor with good imaging ability for incident near-infrared polarization light is successfully constructed on the ordered S-GaSb nanowire arrays. These properties empower ordered S-GaSb nanowire arrays with technological potentials in next-generation large-scale near-infrared polarimetric imaging sensors.

Enhancing the NIR Photocurrent in Single GaAs Nanowires with Radial p-i-n Junctions by Uniaxial Strain

Summary: In this study, the effect of mechanical strain on the photocurrent and electrical properties of single GaAs nanowires with radial p-i-n junctions was investigated using a nanoprobing setup. A uniaxial tensile strain of 3% led to a significant increase in photocurrent during NIR illumination, attributed to a decrease in nanowire bandgap energy. Analysis also showed how other properties, including nanowire resistance, were affected by the strain. Additionally, electron-beam-induced current maps indicated that the charge collection efficiency within the nanowire was not affected by strain up to 0.9%.

A New Approach to Designing High-Sensitivity Low-Dimensional Photodetectors

However, it is important to note that maximizing internal gain may compromise detector performance at low light levels. The sensitivity of most low-dimensional photodetectors with internal gain is determined by junction capacitance, giving them advantages over bulk semiconductors in achieving high sensitivity.

Flexible complementary circuits operating at sub-0.5 V via hybrid organic inorganic electrolyte-gated transistors

NAND and NOR logic circuits with excellent logic response and impressive mechanical flexibility have been realized. Toward Unusual-High Hole Mobility of p-Channel Field-Effect-Transistors
