Prediction of Static Characteristic Parameters of an Insulated Gate Bipolar Transistor Using Artificial Neural Network

Summary: This paper proposes a multi-layer artificial neural network framework for predicting critical static characteristic parameters of an IGBT. By accurately fitting the relationship between structural parameters and characteristic parameters, the proposed scheme can generate characteristic parameters accurately and efficiently, while significantly improving the evaluation speed. Compared with TCAD simulation, the scheme achieves acceptable errors and eliminates the convergence problem.

A perspective on leakage current induced by threading dislocations in 4H-SiC Schottky barrier diodes

Summary: This study compared the influences of threading edge and screw dislocation (TED and TSD) defects on the leakage current of 4H-SiC Schottky barrier diodes (SBDs). Experimental results showed that TEDs had a stronger correlation with leakage current under soft breakdown compared to TSDs. Additionally, Kelvin probe force microscopy indicated that the work function at TED sites was lower than at TSD sites by about 15 meV.

Temperature-dependent electrical characteristics of neutron-irradiated GaN Schottky barrier diodes

Summary: In this study, the Dragonfly Algorithm was used for the first time to investigate the temperature effect on Schottky diode electrical parameters. The analysis of I-V-T and C-V characteristics showed high efficiency in accurately determining the parameters and investigating their temperature dependency. An experimental study on determination of the shottky diode current-voltage characteristic depending on temperature with artificial neural network
