Effect of chemical doping on memristive behavior of VO2 microcrystals

Raju B. Naik et al.

Summary: This work investigates the variation in threshold voltage of memristor behavior in tungsten-doped VO2 crystals. The effects of chemical doping on the metal-insulator transition are studied through Raman spectroscopy and differential scanning calorimetry. Additionally, the bi-polar threshold switching of VO2 memristor behavior is demonstrated in microcrystals with different contents of tungsten.

Intrinsic Insulator-Metal Phase Oscillations

Yin Shi et al.

Summary: This article reports on the insulator-metal phase oscillations driven by direct voltages in strongly correlated materials, with a focus on the intrinsic noncapacitive insulator-metal phase oscillations in VO2. These intrinsic phase oscillations exhibit frequencies significantly higher than the extrinsic capacitive phase oscillations and manifest electronically driven growth and shrinkage of conduction filaments. The discovery of intrinsic phase oscillations has important implications for understanding the nonlinear electronic dynamics in strongly correlated materials and advancing the realization of high-frequency Mott electronic oscillators for neuromorphic computing.

Polarized Raman scattering in micrometer-sized crystals of triclinic vanadium dioxide

Petr Shvets et al.

Summary: Triclinic vanadium dioxide VO2 (T) films were produced using cathodic arc deposition, resulting in triclinic monocrystals with sizes of several tens of micrometers. Raman mapping analysis can determine borders between different crystallites, while X-ray diffraction measurements revealed two orientations in the micrometer-sized monocrystals. Contrary to expectations, polarized micro-Raman spectroscopy showed that all phonons in VO2 (T) have nine generally nonzero tensor components.

Summary: A novel ultrafast method is introduced to synthesize and pattern VO2 in seconds under ambient conditions through laser direct writing on a V5S8 canvas, overcoming the limitations of traditional synthesis that requires minutes or hours of global heating and low oxygen partial pressure. This approach enables fast and efficient integration of VO2-based heterojunction devices and can be applied to other intriguing intermediate phases of oxides.

Mapping Hebbian Learning Rules to Coupling Resistances for Oscillatory Neural Networks

Corentin Delacour et al.

Summary: The Oscillatory Neural Network (ONN) is an emerging neuromorphic architecture that uses oscillators to represent neurons and encodes information in phase relations. By coupling oscillators with electrical elements to define network weights, ONNs can achieve massive parallel computation for tasks like pattern recognition. Mapping weight coefficients to coupling elements is crucial for ONN performance, and in this work, relaxation oscillators based on VO2 material are used to map Hebbian coefficients to coupling resistances for large-scale ONN design.

Equilibrium analysis of Mott memristor reveals criterion for negative differential resistance

Stephen A. Sarles et al.

Summary: Pickett and Williams developed a physics-based model for nanoscale devices exhibiting negative differential resistance (NDR) due to a reversible insulator-metal phase transition, which involves one dynamic state variable and eight physical parameters. S-shaped NDR arises only when the ratio of insulator to metal resistivity is above a critical value, leading to current-voltage hysteresis only above a certain threshold.

Universal phase dynamics in VO2 switches revealed by ultrafast operando diffraction

Aditya Sood et al.

Summary: Understanding the pathways and time scales underlying electrically driven insulator-metal transitions is vital for uncovering the fundamental limits of device operation. By using stroboscopic electron diffraction, researchers discovered an electrically triggered, isostructural state that forms transiently on microsecond time scales and established electrical excitation as a route for uncovering nonequilibrium and metastable phases in correlated materials. This metastable phase is similar to that formed under photoexcitation within picoseconds, suggesting a universal transformation pathway.

Dynamics of voltage-driven oscillating insulator-metal transitions

Yin Shi et al.

Summary: Researchers have discovered alternating insulator and metal phases in Mott insulators actuated by direct bias voltage, and have developed a model to describe the dynamics of these oscillations, validated using a VO2 device. The oscillation frequency increases monotonically with bias voltage and series resistance, terminating abruptly at upper and lower device-dependent limits determined by nonequilibrium carrier dynamics. An analytical expression for the frequency dependence on device parameters has been derived, providing a fundamental limit to the frequency and potential applications in non-von Neumann computers.
