ElecTra code: Full-band electronic transport properties of materials

Patrizio Graziosi et al.

Summary: This paper introduces ElecTra, an open-source code which computes various electronic and thermoelectric transport coefficients for semiconductor materials. The code considers the complex electronic structure and includes scattering parameters such as acoustic and optical phonons, ionized dopants, and alloy scattering. ElecTra is validated against analytical solutions, existing codes, and experimentally well-assessed materials.

Bipolar conduction asymmetries lead to ultra-high thermoelectric power factor

Patrizio Graziosi et al.

Summary: Research has found that strong transport asymmetries between the conduction and valence bands can allow low bandgap thermoelectric materials to achieve high phonon-limited electronic conductivity at finite Seebeck coefficient values, leading to significantly enhanced power factors. This study can guide machine learning studies in identifying materials with extraordinary power factors.

Achieving p-type conductivity in wide-bandgap SnO2 by a two-step process

Wang Fu et al.

Summary: The achievement of high-quality p-type conduction in SnO2 has been demonstrated through a two-step process, resulting in the successful fabrication of p-type Mg-SnO2 epitaxial films. Crucial post-annealing treatment greatly enhances the p-type conductivity of Mg-SnO2.

Deformation potential extraction and computationally efficient mobility calculations in silicon from first principles

Zhen Li et al.

Summary: This study presents a first-principles framework to extract deformation potentials in silicon, using density-functional theory and density-functional perturbation theory. The research computes electronic band structures, phonon dispersion relations, and electron-phonon matrix elements to quantify the strength of scattering events. By incorporating ionized impurity scattering, the method shows excellent agreement in calculating n-type and p-type mobility versus carrier density compared to experiments.
