A Comprehensive Study of Total Ionizing Dose Effect on the Electrical Performance of the GaN MIS-HEMT

Summary: This work investigates the effect of Total Ionizing Dose (TID) on the performance of GaN on Si MIS-HEMT power devices with in-situ SiN cap layer. Through experiments and simulations, different mechanisms and their interactions are verified. The characteristics of devices, including V-TH shift, on-resistance (R-ON), and dynamic R-ON, were evaluated.

First Chamber in Spain to Irradiate at Low and High Temperature with Gamma, Neutrons and Low-Energy Protons

A new chamber has been designed and manufactured to be shared in three different laboratories at the CNA. Partial Recovery of Dynamic RON Versus OFF-State Stress Voltage in p-GaN Gate AlGaN/GaN Power HEMTs

Summary: Dynamic R-ON dispersion in GaN power HEMTs is a known issue caused by buffer traps, affecting performance and stability. Research shows that R-ON reaches a maximum for some OFF-state voltage values and then partially recovers. This behavior is attributed to the charging/discharging dynamics of C-related buffer traps, with R-ON increasing up to 60% and partially recovering to about 30% for certain voltage values.

Effects of gamma irradiation on GaN high-electron-mobility transistors characterized by the voltage-transient method

Summary: The effects of gamma irradiation on the electrical and trapping properties of AlGaN/GaN HEMTs were investigated. It was found that the electrical properties of the device changed after irradiation, and three traps were identified in the device. The density of traps decreased, and the time constants and energy levels of the traps were reduced after irradiation.
