High-Speed Ionic Synaptic Memory Based on 2D Titanium Carbide MXene

Electrolyte-gated transistors with good retention for neuromorphic computing

Summary: This Letter demonstrates a significant improvement in the retention performance of electrolyte-gated transistors (EGTs) by inserting a SiO2 layer between the gate electrode and electrolyte. The dynamic process behind the improvement is explained by a leakage-assisted electrochemical mechanism. The experimental results show that EGTs achieve analog switching with a large dynamic range, superior linearity and symmetry, and low variation using identical voltage pulses. Simulations using handwritten digit datasets demonstrate a nearly ideal recognition accuracy of 98%.

Interfacial Ion-Trapping Electrolyte-Gated Transistors for High-Fidelity Neuromorphic Computing

Nanosecond protonic programmable resistors for analog deep learning

Summary: In this study, highly desirable silicon-compatible nanoscale protonic programmable resistors were developed, enabling efficient and fast proton shuttling and intercalation at room temperature under extreme electric fields. The devices exhibited symmetric, linear, and reversible modulation characteristics, surpassing the space-time-energy performance of biological synapses.
