High-temperature post-annealing effect on the surface morphology and photoresponse and electrical properties of B-doped BaSi2 films grown by molecular beam epitaxy under various Ba-to-Si deposition rate ratios

Shunsuke Narita et al.

Summary: Barium disilicide (BaSi2) is an emerging material for light absorber layers in solar cell applications. The effect of post-annealing on lightly B-doped BaSi2 films grown under different Ba-to-Si deposition rate ratios was investigated. The samples grown in Ba-rich conditions showed n-type conductivity, while those grown in Si-rich conditions showed p-type conductivity and possibly formed crystalline Si islands around the interface.

Recent Progress Toward Realization of High-Efficiency BaSi2 Solar Cells: Thin-Film Deposition Techniques and Passivation of Defects

Takashi Suemasu et al.

Summary: BaSi2 is a safe and earth-abundant semiconductor material with suitable bandgap and absorption coefficient, and efforts are being made to passivate defects in BaSi2 films through hydrogen or carbon doping. Density-functional theory calculations are used to discuss the positions of defect states and Fermi level in order to understand the passivation effects observed in experiments.

Silicon meets group-II metals in energy and electronic applications-How to handle reactive sources for high-quality films and bulk crystals

T. Suemasu et al.

Summary: This article discusses the application of the IV group element silicon in high-performance devices in the present advanced information society. It introduces semiconducting silicides formed when silicon interacts with group-II elements and their application in energy conversion devices. The focus is on two representative semiconducting silicides, Mg2Si and BaSi2, composed of earth-abundant elements. The article highlights the importance of handling these group-II elements and their compounds carefully. Additionally, it provides guidance on thin-film growth and bulk growth techniques, as well as points to consider when characterizing these materials.

Improved conversion efficiency of p-type BaSi2/n-type crystalline Si heterojunction solar cells by a low growth rate deposition of BaSi2

Michinobu Fujiwara et al.

Summary: The effect of low growth rate deposition (LGD) of BaSi2 on the film quality and performance of silicon heterojunction solar cells was investigated. It was found that LGD improved the crystalline structure and performance of the solar cells, with a maximum conversion efficiency of 10.62%. This improvement is attributed to the rearrangement of atoms during LGD.

Mechanisms of carrier lifetime enhancement and conductivity-type switching on hydrogen-incorporated arsenic-doped BaSi2

Sho Aonuki et al.

Summary: The study conducted a comparative experimental and theoretical investigation into the effect of H incorporation on As-doped BaSi2 films, demonstrating that an optimal treatment time of 1-20 minutes led to increased photoresponsivity and carrier lifetime. Theoretical analysis revealed that interstitial As atoms could create trap states in the gap, which are neutralized by H atoms.

Effects of Ba-to-Si deposition rate ratios on the electrical and photoresponse properties of arsenic-doped n-type BaSi2 films

Sho Aonuki et al.

Summary: In this study, arsenic-doped n-type BaSi2 epitaxial films were grown by molecular beam epitaxy, showing n-type conductivity with an electron concentration of about 10(16) cm(-3) at room temperature. The deposition rate ratios of Ba-to-Si had a significant impact on the electrical and photoresponse properties of the grown films, with the photoresponsivity reaching a maximum under silicon-rich conditions. Photoluminescence spectra indicated changes in localized states depending on the deposition rate ratios, suggesting a variation in defect types in BaSi2 films.

Solar cells based on n+-AZO/p-BaSi2 heterojunction: Advanced opto-electrical modelling and experimental demonstration

Yudai Yamashita et al.

Summary: Advanced opto-electrical simulations on thin-film BaSi2 solar cells showed that changing the surface structure could increase the photocurrent density, and a new device structure was proposed to address the optical absorption issues. Experimental results demonstrated high internal quantum efficiency and photocurrent density, indicating the potential for significant improvement in solar cell performance through defect passivation and reduction of carrier recombination at the interfaces.
