Effect of substrate orientation on homoepitaxial growth of β-Ga2O3 by halide vapor phase epitaxy

Summary: The influence of substrate orientation on the homoepitaxial growth of beta-gallium oxide was investigated. It was found that the growth rate increased near the (001) substrate, but sharply decreased from (001) to (010) with triangular pits formed on the grown layer. The pits were found to originate from dislocations propagating in the substrate at an angle of 60° with respect to the (001) plane. A pit-free homoepitaxial layer was achieved when the substrate orientation was around 60°.

Effect of extended defects on photoluminescence of gallium oxide and aluminum gallium oxide epitaxial films

Observation of dislocations in thick β-Ga2O3 single-crystal substrates using Borrmann effect synchrotron x-ray topography

Summary: In this study, Borrmann effect x-ray topography was used to observe dislocations and other structural defects in a thick beta-Ga2O3 (001) substrate. The method allowed for the imaging of defects throughout the entire substrate thickness by producing a strong diffraction beam using the Borrmann effect in a symmetrical Laue geometry. The results demonstrated that Borrmann effect x-ray topography is a powerful technique for studying defects in highly absorbing beta-Ga2O3.

Etch pit formation on β-Ga2O3 by molten KOH plus NaOH and hot H3PO4 and their correlation with dislocations

Summary: A comparative study of two etchants, molten KOH+NaOH and hot H3PO4, was performed to reveal dislocations in beta-Ga2O3. It was found that KOH+NaOH could reveal all grown-in dislocations, while H3PO4 could not reveal dislocations nearly parallel to the (-201) surface. Surface damage induced etch pits with smaller dimensions than the grown-in dislocations.

Summary: Killer defects in beta-Gallium Oxide (beta-Ga2O3) Schottky barrier diodes, responsible for leakage current and breakdown, are mainly stacking faults in the halide vapor phase epitaxial (HVPE) (001) layer, including (111) and (1 1 1) stacking faults, and stacking faults formed by microparticles due to low gas flow rate during HVPE growth. These defects result in different levels of leakage current at -200V and are characterized by heart-shaped and bullet-shaped etch pits.
