Analysis of the efficiency improvement of 273 nm AlGaN UV-C micro-LEDs

Zeyuan Qian et al.

Summary: This study found that AlGaN-based small-sized UV-C micro-LEDs have higher external quantum efficiency (EQE). Simulations showed that the higher EQE comes from better current spreading and higher light extraction efficiency (LEE) due to a larger proportion of sidewall. The use of small-sized UV-C micro-LEDs effectively addresses the current density non-uniformity and LEE loss issues in UV-C devices.

Investigation of Modulation Bandwidth of InGaN Green Micro-LEDs by Varying Quantum Barrier Thickness

Zexing Yuan et al.

Summary: In this study, InGaN-based micro-LEDs with different thicknesses of quantum barrier (QB) were fabricated to investigate the influence of quantum-confined Stark effect (QCSE). The results showed that reducing the QB thickness can decrease QCSE, but also lead to a decrease in external quantum efficiency (EQE). The calculated modulation bandwidth was in good agreement with the measured value.

2 Gbps free-space ultraviolet-C communication based on a high-bandwidth micro-LED achieved with pre-equalization

Shijie Zhu et al.

Summary: This Letter reports the successful achievement of high-speed ultraviolet-C (UVC) communication using a 276.8 nm UVC micro-LED. The experiment obtained a record -3 dB optical bandwidth of 452.53 MHz and a light output power of 0.854 mW, showcasing the potential of micro-LEDs in the field of UVC communication. By utilizing 16-ary quadrature amplitude modulation orthogonal frequency division multiplexing and pre-equalization, data rates of up to 2 Gbps over 0.5 m and 0.82 Gbps over 3 m were achieved.
