Waveguide coupled III-V photodiodes monolithically integrated on Si

Pengyan Wen et al.

Summary: This study successfully achieved the seamless integration of III-V nanostructures on silicon and demonstrated the performance of scaled and waveguide coupled III-V photodiodes. Furthermore, it was found that the temperature increase during device operation as an emitter was only approximately 15 K according to experimental and simulation results.

Deterministic integration of single nanowire devices with on-chip photonics and electronics

D. Jevtics et al.

Summary: This review highlights the main methods for transferring single nanowire devices from their growth substrate to a target chip, and discusses the compatibility of these methods with standard lithographic techniques and electronic contacting. The transfer of single nanowires enables the realization of a range of chip-scale optoelectronic devices.

Wurtzite InP microdisks: from epitaxy to room-temperature lasing

Philipp Staudinger et al.

Summary: By elaborately combining selective area growth of fins and zipper-induced epitaxial lateral overgrowth, the epitaxy of wurtzite InP microdisks and related geometries on insulator has been achieved, enabling co-integration of diversely shaped crystals at precise position. The grown material possesses high phase purity and excellent optical quality characterized by STEM and mu-PL. Optically pumped lasing at room temperature is achieved in microdisks with a lasing threshold of 365 mu J cm(-2). Our platform could provide novel geometries for photonic applications.

Semiconductor Epitaxy in Superconducting Templates

Markus F. Ritter et al.

Summary: The integration of high-quality semiconductor-superconductor devices into scalable and CMOS-compatible architectures remains a challenge, but a new technique has been demonstrated here using InAs nanowires grown monolithically on silicon with superconducting TiN elements. Electrical characterization at low temperatures showed proximity induced superconductivity in InAs via a transparent interface.

High-performance III-V photodetectors on a monolithic InP/SOI platform

Ying Xue et al.

Summary: This study demonstrates the direct growth of III-V photodetectors on an InP/Si-on-insulator platform parallel to the Si device layer, achieving high-performance device characteristics and operation across different wavelength ranges. The feasibility of interfacing III-V PDs with Si waveguides was further explored through the design of waveguide-coupled PDs.
