Low temperature Ni/Si/Al ohmic contacts to p-type 4H-SiC

Summary: This study analyzed the electrical and structural properties of Ni/Si/Al Ohmic contacts to p-type 4H-SiC, revealing that Ni/Si/Al ohmic contacts are formed at lower annealing temperature and exhibit better ohmic contact characteristics compared to Ni/Al contacts. The addition of Si layer weakens the reaction between Ni and SiC, reducing the generation of free C elements. XRD and SEM were used to analyze microstructure and surface topography.

Summary: This study investigates the formation mechanism of nickel ohmic contact on 4H-SiC, finding that samples prepared using pulsed laser annealing show better electrical properties due to the formation of more Ni2Si and carbon vacancies at the interface. The analysis was conducted by comparing the composition and elemental analysis of the ohmic-contact material between samples prepared using pulsed laser annealing and rapid thermal annealing.
