Size-Dependent Strain Relaxation in InAs Quantum Dots on Top of GaAs(111)A Nanopillars

Thomas Riedl et al.

Summary: The size-dependent strain relaxation behavior in InAs quantum dots on GaAs(111)A nanopillars has been studied experimentally and theoretically. The experiment reveals a coherent state for small dimensions and misfit dislocations for larger sizes. The analysis suggests a gradual transition between purely elastic and plastic relaxation regimes.

Review of Highly Mismatched III-V Heteroepitaxy Growth on (001) Silicon

Yong Du et al.

Summary: Si-based group III-V material is of great importance for optoelectronic integration chips (OEICs) due to their excellent optoelectronic properties and compatibility with Si CMOS process technology. However, high-quality growth of III-V material on Si faces challenges such as lattice mismatch, thermal expansion coefficient difference, and dissimilarity between III-V material and Si, leading to the formation of high threading dislocation densities (TDDs) and anti-phase boundaries (APBs). This review discusses defects formation and suppression methods for III-V material growth on Si substrate and highlights advanced technologies to decrease the TDDs and APBs. The growth strategy and development trend for III-V material on Si platform are also emphasized.

Wurtzite phase control for self-assisted GaAs nanowires grown by molecular beam epitaxy

T. Dursap et al.

Summary: This article presents a method to select and maintain the hexagonal wurtzite crystal phase in III-V semiconductor nanowires through molecular beam epitaxy, and successfully achieves the controlled growth of pure WZ phase by adjusting the V/III flux ratio. The potential benefits for electronics and opto-electronics applications are indicated by this successful controlled growth of WZ GaAs.
