Engineering Hf0.5Zr0.5O2 Ferroelectric/Anti-Ferroelectric Phases With Oxygen Vacancy and Interface Energy Achieving High Remanent Polarization and Dielectric Constants

Summary: This study demonstrates that reducing the oxygen vacancy concentration and increasing the ZrO2-HfO2 interface area favor the formation of the ferroelectric orthorhombic phase, while increasing the oxygen vacancy concentration and decreasing the ZrO2-HfO2 interface area favor the formation of the anti-ferroelectric tetragonal phase. High remanent polarization and tunneling electroresistance ratio were achieved in metal-ferroelectric-metal superlattice structures, and a high dielectric constant was obtained in metal-insulator-metal capacitors with the ZrO2-HfO2 alloy.

Summary: This study investigates the effect of inserting a 2 nm thin aluminum layer between the ferroelectric layer and the top electrode in a TiN/Hf0.5Zr0.5O2/TiN stack deposited by reactive magnetron sputtering. It is shown that the oxidation of the interfacial layer during annealing impacts both the ferroelectric properties and the electrical conductivity of the junction.

Charge-Trapping-Induced Compensation of the Ferroelectric Polarization in FTJs: Optimal Conditions for a Synaptic Device Operation

Summary: In this work, the authors present evidence from numerical simulations and experiments that the polarization compensation due to trapped charge strongly affects the ON/OFF ratio in Hf0.5Zr0.5O2 (HZO)-based ferroelectric tunnel junctions (FTJs). They also identify and explain compensation conditions for optimal operation of FTJs. These findings provide important physical insights and design guidelines for FTJs as multilevel synaptic devices.

Summary: The crystallization temperature of metastable orthorhombic (O) phase in Hf0.5Zr0.5O2 thin films can be lowered to 350 degrees C via DUV irradiation, leading to the realization of FE characteristics at 350 degrees C. DUV irradiation can initiate a nucleation process of crystal growth through photochemical cleavage of organic residues.
