Performance of Transparent Indium-Gallium-Zinc Oxide Thin Film Transistor Prepared by All Plasma Enhanced Atomic Layer Deposition

Ultraviolet-Assisted Low-Thermal-Budget-Driven α-InGaZnO Thin Films for High-Performance Transistors and Logic Circuits

Summary: This study proposes a low-temperature fabrication strategy for high-performance alpha-IGZO TFTs using an ultraviolet-assisted oxygen ambient rapid thermal annealing method (UV-ORTA). The experimental results show that the UV-ORTA treatment effectively suppresses defects and produces high-quality films similar to those treated at high temperatures. The alpha-IGZO/HfAIO TFTs fabricated using this method exhibit high-performance and low-voltage operation at a low temperature of 180 degrees C. A low-voltage resistor-loaded unipolar inverter based on the alpha-IGZO/HfAIO TFT demonstrates full swing characteristics and a high gain of 13.8.

Persistent photoconductivity in a-IGZO thin films induced by trapped electrons and metastable donors

Summary: Amorphous In-Ga-Zn-O (a-IGZO) thin films prepared by pulsed laser deposition exhibit persistent photoconductivity (PPC) due to the presence of oxygen vacancies, which leads to a negative shift in the threshold voltage of thin film transistors (TFTs) under illumination. The PPC is characterized by the decay current time constant (tau), with fast decay occurring independent of temperature and attributed to trapped electrons below the conduction band, and slow decay occurring above 210 K and associated with the generation of metastable donors below the conduction band. The thermal activation energies for generation and annihilation of the metastable donors are 2.2 and 375 meV, respectively.

Influence of UV/Ozone Treatment on Threshold Voltage Modulation in Sol-Gel IGZO Thin-Film Transistors

Summary: This study reports a novel method to rapidly reduce threshold voltage using ultraviolet ozone treatment of IGZO layer, which decreases oxygen vacancies and increases bonding, resulting in stable operation and long-term durability of transistors. Depletion-mode inverters fabricated on the same substrate exhibit high gain and moderate noise margin.

Investigation on Physical Properties of IGZO Thin Films under the Conditions of Mixing Oxygen and Argon

Summary: The study investigates the influence of oxygen and argon concentrations on the growth and properties of amorphous indium gallium zinc oxide (IGZO) thin films. The addition of mixed gases with different proportions of oxygen and argon during the preparation process was found to affect the absorption spectra, photoluminescence behavior, surface roughness, and carrier concentration of the IGZO films. The results show that controlling the atmosphere during preparation is important for achieving desired properties of IGZO for optoelectronic devices.

Deposition and Characterization of RP-ALD SiO2 Thin Films with Different Oxygen Plasma Powers

Summary: In this study, SiO2 films were deposited by remote plasma atomic layer deposition using different oxygen plasma powers. The results showed that the oxygen plasma power had a significant impact on the growth rate and surface properties of the SiO2 films. Additionally, increasing post-annealing temperature resulted in denser SiO2 films with higher refractive index and lower etch rate.

Effects of crystalline structure of IGZO thin films on the electrical and photo-stability of metal-oxide thin-film transistors

Summary: The study found that TFTs with c-axis aligned crystalline (CAAC) IGZO channels exhibited enhanced stability under various electrical, temperature, and light-stressed conditions compared to those with amorphous and nanocrystalline IGZO channels. CAAC-IGZO channels with low deep-level defects allowed for high electrical performance and enhanced stability, while a- and nc-IGZO TFTs showed relatively poor stability due to higher levels of deep-level defects in the channel layers. The enhanced light-stability in CAAC-IGZO TFTs is attributed to the low activation energy for recombination and/or neutralization of photo-generated carriers.
