Disorder-Induced Ordering in Gallium Oxide Polymorphs

Summary: In this study, the phenomenon of polymorphism in gallium oxide is investigated. It is found that the amorphization can be significantly suppressed by the phase transition, leading to the fabrication of a highly oriented single-phase film. A novel mode of lateral polymorphic regrowth, not previously observed in solids, is also discovered. These findings open up new directions for research on polymorphs in Ga2O3 and potentially in other materials.

Radiation-induced defect accumulation and annealing in Si-implanted gallium oxide

Summary: Defect accumulation and annealing phenomena in Si-implanted monoclinic gallium oxide wafers were studied using RBS/c, XRD, and (S)TEM. The accumulation of radiation disorder was found to be accompanied by strain accumulation, resulting in crystalline-to-crystalline phase transitions. Annealing of selected samples showed complex structural transformations, which were influenced by the fluence and temperature.

Atomic-scale characterization of structural damage and recovery in Sn ion-implanted β-Ga2O3

Summary: This study investigates the structural damage and recovery of ion-implanted beta-Ga2O3 using aberration-corrected scanning transmission electron microscopy. It is found that Sn ion implantation causes a phase transformation in Ga2O3 films, resulting in the formation of a defective cubic spinel gamma-phase with high-density antiphase boundaries. The beta-phase can be effectively recovered through post-implantation annealing, but nano-sized voids and a gamma-phase surface layer remain as remanent damage.

Ion implantation in β-Ga2O3: Physics and technology

The current focus is on experimental studies of damage under ion irradiation and properties of Ga2O3 layers doped by ion implantation.

Formation and functionalization of Ge-nanoparticles in ZnO

Summary: Semiconductor nanocrystals are considered a feasible approach to enhance solar energy conversion in photovoltaics and photoelectrochemical systems. By embedding semiconducting nanocrystals with a small bandgap in a transparent conducting oxide, such as zinc oxide, the photon absorption and charge carrier transfer can be promoted, leading to improved function of the electrode. The incorporation, formation, and functionalization of germanium nanocrystals in zinc oxide have been demonstrated through ion implantation, with post-implantation annealing resulting in diamond cubic Ge nanocrystals and distinctive photoluminescence spectra. The novel functionalization and tunability of the TCO electrode is showcased through emission features up to 1.15 eV due to quantum confinement.
