Atomic structures and electronic properties of different interface types at Al/c-SiO2 interfaces

Summary: First-principle methods were used to study the atomic structures and electronic properties of different Al/crystal-SiO2 interface types. It was found that O interface models have larger interface energy, higher stability, and a greater electron potential barrier height compared to Si interface and SiO interface models. Band diagrams revealed that O interface models have a smaller virtual oxide thinning thickness, making them more resistant to dielectric breakdown than Si interface and SiO interface models.
