Near-Unity Molecular Doping Efficiency in Monolayer MoS2

Milad Yarali et al.

Summary: Surface functionalization with organic electron donors (OEDs) is an effective doping strategy for 2D materials, achieving doping levels beyond conventional methods. Using monolayer MoS2 as a model system and DMAP-OED as a strong dopant, this study demonstrates doping efficiencies in the range of 0.63 to 1.26 electrons per molecule, with DMAP-OED being a stronger dopant than previous best OED dopant benzyl viologen. The measured doping efficiency range is in good agreement with values predicted from first-principles calculations, providing a basis for rational design of OEDs for high-level doping of 2D materials.

Molecular Dopant-Dependent Charge Transport in Surface-Charge-Transfer-Doped Tungsten Diselenide Field Effect Transistors

Jae-Keun Kim et al.

Summary: Doping in transition metal dichalcogenides (TMDCs) can affect charge transport properties, especially the Coulomb scattering induced by dopant counterions on the surface of TMDCs. The amount of charge transfer is related to doping density and the contribution of each dopant ion towards Coulomb scattering.

Modulation Doping: A Strategy for 2D Materials Electronics

Dan Wang et al.

Summary: The research proposes a modulation doping strategy where perfect n-/p-type channel layers are achieved by accepting/donating electrons from/to defects in an adjacent encapsulation layer. By modulating the carrier density through engineering the surroundings of the encapsulation layer, high mobility is achieved in 2D materials.

Remote modulation doping in van der Waals heterostructure transistors

Donghun Lee et al.

Summary: Remote modulation doping through van der Waals heterostructure effectively enhances carrier modulation and reduces impurity scattering, leading to improved charge transport in two-dimensional semiconductors. In comparison, direct doping introduces impurities that hinder charge transport, resulting in lower mobility.
