The arrays exhibit uniform morphology and orientation, and their size and density can be precisely tailored. Selective etching of h-BN in the heterostructure is also achieved, enabling the construction of ordered 2D patterns.

Uniform nucleation and epitaxy of bilayer molybdenum disulfide on sapphire

Summary: This study reports the successful nucleation of bilayer molybdenum disulfide (MoS2) on c-plane sapphire, achieving uniformity in the nucleation process. The design of atomic terrace height on c-plane sapphire allows for an edge-nucleation mechanism and the coalescence of MoS2 domains into continuous, centimeter-scale films. Field-effect transistor devices based on bilayer MoS2 channels show improved mobility and reduced variation compared to monolayer films.

Super-Resolution Nanolithography of Two-Dimensional Materials by Anisotropic Etching

Summary: This study explores the effects of anisotropic etching with sulfur hexafluoride (SF6) on multilayer 2D materials, showing that it induces hexagonal features in transition metal dichalcogenides. Furthermore, it demonstrates that anisotropic SF6 reactive ion etching process can downsize nanostructures significantly below the resolution limit of electron beam lithography for smooth edges, sharp corners, and feature sizes.

Intrinsic polarization coupling in 2D α-In2Se3 toward artificial synapse with multimode operations

Summary: This study demonstrates the use of 2D ferroelectric alpha-In2Se3 as an active channel material to emulate typical synaptic functions. The synaptic device features multimode operations enabled by coupled ferroelectric polarization under various voltage pulses applied at both drain and gate terminals, with energy consumption reduced to around 1 pJ by using high-kappa dielectric. The successful control of ferroelectric polarizations in alpha-In2Se3 and its application in artificial synapses are expected to inspire the implementation of 2D ferroelectric materials for future neuromorphic systems.
