Improved switching and synapse characteristics using PEALD SiO2 thin film in Cu/SiO2/ZrO2/Pt device

Dohee Lee et al.

Summary: The study investigates the role of inserting a diffusion limiting layer in a synapse device operated by the migration of metal cations to improve linear conductance change characteristics. By inserting a thin SiO2 layer at the Cu/ZrO2 interface, the random diffusion of Cu ions is effectively mitigated, leading to improved multi-level RESET switching characteristics and enhanced linearity of conductance with the number of pulses. Various synaptic characteristics such as potentiation, depression, short-term to long-term memory transition, pulse-paired facilitation, post-tetanic potentiation, and spike timing dependent plasticity were successfully emulated.

Resistive Switching Properties of ZrO2 Film by Plasma-Enhanced Atomic Layer Deposition for Non-volatile Memory Applications

Aleksey A. Sivkov et al.

Summary: The resistive switching properties of nanoscale ZrO2 thin films deposited by PE-ALD were investigated, demonstrating bipolar resistive switching characteristics with promising parameters for memory applications. The study also presented a SPICE model to simulate the device behavior, showing good agreement with experimental data and confirming the potential of PE-ALD ZrO2 for non-volatile resistive random access memories.

Multilevel resistive switching and synaptic plasticity of nanoparticulated cobaltite oxide memristive device

Tukaram D. Dongale et al.

Summary: In this study, nanoparticulated cobaltite oxide was used to demonstrate multilevel resistive switching and synaptic learning capabilities, showing potential for non-volatile memory and neuromorphic computing applications. The device exhibited tunable resistive switching properties and different resistance states, with less variation in measurements based on compliance current. The study also explored basic and complex synaptic plasticity properties, mimicking various learning rules such as Hebbian and anti-Hebbian rules. The results suggest that cobaltite oxide is an excellent nanomaterial for both multilevel resistive switching and neuromorphic computing applications.

Effect of UV irradiation on the resistive switching characteristics of low-temperature solution-processed ZrO2 RRAM

Yubin Lee et al.

Summary: This study presents the fabrication of a solution-processed ZrO2 resistive random access memory (RRAM) device using low-temperature UV irradiation, and investigates the effect of UV irradiation on resistive switching characteristics. Results show that the stability of RS characteristics of the device improves after 4 hours or longer UV irradiation. SEM and XPS analysis indicate that different UV irradiation times can affect the reduction of hydroxyl groups and formation of metal-oxide bonds in ZrO2 thin films.
