The study of crack damage and fracture strength for single crystal silicon wafers sawn by fixed diamond wire

Summary: The study found that the direction of surface cracks on silicon wafers is relatively complex, with cracks showing a certain regular distribution, including some lateral cracks that do not fully extend to the sliced surface and intertwine to form subsurface cracks, with depths mostly between 5 and 13 micrometers, and the highest number of subsurface cracks at depths between 7 and 9 micrometers.

Summary: Through establishing a mathematical model and conducting experimental verification, this research analyzed the influence of different parameters in diamond wire sawing process. It was found that reducing the workpiece feed speed or increasing the saw wire movement speed is more conducive to obtaining a crack-free sawn surface, with the latter playing a greater role in affecting the surface quality of the sawn surface.

Fracture strength of photovoltaic silicon wafers cut by diamond wire saw based on half-penny crack system

Summary: This paper established a fracture strength model of diamond wire cut silicon wafers through numerical simulation and mathematical analysis. The effects of cutting conditions and saw wire conditions on wafer fracture strength, as well as the relationship between fracture strength and subsurface micro-crack damage depth, were studied. The study results provide theoretical guidance for parameter optimization in the sawing process and reduction of wafer breakage probability.

Models of grinding-induced surface and subsurface damages in fused silica considering strain rate and micro shape/geometry of abrasive

Summary: Based on the indentation fracture mechanics of brittle materials, correlations between subsurface crack depth and scratch depth induced by different indenters are established, and theoretical models for surface damage and subsurface damage depths are developed. Experimental results show that the hybrid grit models can efficiently predict the depths of damage, reducing errors compared to other shaped grit models.
