Europium-Implanted AlN Nanowires for Red Light-Emitting Diodes

Jose P. S. Cardoso et al.

Summary: Europium-implanted AlN nanowire pn junctions were annealed at 1000 degrees C and showed increased Eu3+ luminescence intensity with higher fluence, while the contribution from defect-related emissions decreased. This study demonstrates the potential of using Eu-implanted AlN NWs for developing red LEDs with improved luminescence properties.

Optical property in colorless AlN bulk crystals: investigation of native defect-induced UV absorption

Lei Jin et al.

Summary: The study revealed that the native defect in colorless AlN crystal is the origin of the 4.7 eV absorption band, leading to an infrared absorption band at 2850 cm(-1). Theoretical calculations predicted two absorption bands of nitrogen vacancy at 4.65 eV and 0.35 eV, explaining the characteristics of the infrared absorption band at 2850 cm(-1) and the 4.7 eV ultraviolet absorption band.

Status of the growth and fabrication of AlGaN-based UV laser diodes for near and mid-UV wavelength

Ronny Kirste et al.

Summary: This article reviews the development of mid-UV laser diodes based on the AlGaN materials system, with a targeted wavelength range from 200 to 350 nm. It discusses the applications of UV laser diodes, challenges in growth, design, and fabrication, as well as presents recent results from optically and electrically injected UV laser diodes. Possible pathways for performance improvement and an outlook on the expected development of UV laser diodes in the near future are also discussed.

Reduced nonradiative recombination rates in c-plane Al0.83In0.17N films grown on a nearly lattice-matched GaN substrate by metalorganic vapor phase epitaxy

L. Y. Li et al.

Summary: A record-long room-temperature photoluminescence lifetime was achieved for a sub-bandgap emission band of AlInN epilayer, suitable for use in cladding layers of edge laser structures. The experiment indicated a relatively low concentration of nonradiative recombination centers in the epilayer, with zero carrier diffusion observed in spatially resolved cathodoluminescence intensity images.

Ultrawide-bandgap semiconductor AlN crystals: growth and applications

Ruixian Yu et al.

Summary: Ultrawide bandgap semiconductor materials such as aluminum nitride (AlN) have attracted worldwide attention in recent years for their excellent characteristics, and the physical vapor transport (PVT) method has become one of the most effective ways to grow bulk AlN crystals. AlN crystals have shown significant strategic value, especially in high-power electronic devices and deep UV applications.
