Laser-induced dynamic wetting behavior and interfacial evolution of AlSi5 alloy on Ti6Al4V alloy

Effect of ultrasonic power on wettability, porosity and mechanical properties of ultrasonic-aided laser reflow soldering

Summary: Ultrasonic-aided laser reflow soldering of lead-free solder on copper pads shows improved wettability, reduced porosity, and enhanced mechanical properties, with a significant decrease in porosity when using higher ultrasonic power. XRD analysis reveals higher diffraction peak intensity in solder joints treated with ultrasonic vibration, resulting in better shear strength compared to conventional laser reflow soldering.

Enhancing coupling efficiency in laser keyhole welding of copper using femtosecond laser surface modification
