Impact of Mg level on lattice relaxation in a p-AlGaN hole source layer and attempting excimer laser annealing on p-AlGaN HSL of UVB emitters

M. Ajmal Khan et al.

Summary: Mg-doped p-type semiconducting AlGaN materials have potential as a hole source layer, but face challenges of low activation of Mg atoms and impurity contamination. By studying the impact of Mg concentration on crystallinity, the performance of p-AlGaN HSL was optimized.

Evaluation of internal quantum efficiency and stimulated emission characteristics in AlGaN-based multiple quantum wells

Yoichi Yamada et al.

Summary: The study validated an experimental method for evaluating the internal quantum efficiency of semiconductor light-emitting devices by comparing results of efficiency curve analysis with time-resolved photoluminescence spectroscopy. It also observed the significant contribution of excitons to optical gain formation in optically pumped AlxGa1-xN-based multiple quantum wells, potentially leading to higher performance of semiconductor laser diodes.

AlGaN-based UV-B laser diode with a high optical confinement factor

Shunya Tanaka et al.

Summary: By optimizing the thickness of the waveguide layer, the average Al content of the p-type AlGaN cladding layer, and the film thickness of the cladding layer, the threshold current density (J(th)) of UV-B AlGaN-based laser diodes can be reduced, leading to improved device characteristics.
