Crystal Phase Control during Epitaxial Hybridization of III-V Semiconductors with Silicon

Marta Rio Calvo et al.

Summary: The formation and propagation of anti-phase boundaries in the epitaxial growth of III-V semiconductors on Silicon is still a subject of debate. Experimental demonstration shows that the main-phase domain overgrows the anti-phase domains due to faster growth. The growth rate difference between the two domains is accurately measured and is influenced by atomic step distribution at the III-V surface.

Role of transferred graphene on atomic interaction of GaAs for remote epitaxy

Hyunseok Kim et al.

Summary: This study reveals the impact of the graphene-substrate interface on the remote epitaxy of GaAs by investigating the interface at the atomic scale. Wet-transferred graphene forms an interfacial oxide layer that hinders remote interaction, while dry-transferred graphene enables the formation of single-crystalline remote epitaxial films. The different graphene transfer methods significantly affect the interface properties and thus the success of remote epitaxy.

Review of lateral epitaxial overgrowth of buried dielectric structures for electronics and photonics

Daniel J. Ironside et al.

Summary: The integration of embedded dielectric structures with crystalline III-V materials has attracted significant interest due to its important applications and material improvements in high-performance optoelectronic devices. The core challenge lies in growing high-quality crystalline layers above embedded dielectric materials, requiring processes like lateral epitaxial overgrowth (LEO) and coalescence. This review provides a detailed description of recent advances in LEO and coalescence in III-V materials, from molecular beam epitaxial growth to enhanced optical devices utilizing encapsulated air voids, and explores the epitaxial integration of other materials, particularly metals, with III-V semiconductors.

Impact of 2D-3D Heterointerface on Remote Epitaxial Interaction through Graphene

Hyunseok Kim et al.

Summary: Remote epitaxy is a promising technique for epitaxy of functional materials that can be released from substrates with atomic precision, enabling flexible, transferrable, and stackable freestanding single-crystalline membranes. The interaction of atoms and adatoms through 2D materials in remote epitaxy allows investigation and utilization of electrical/chemical/physical coupling of bulk materials via 2D materials.
