Computational and experiments exploration of convection on Cu filling characteristics of multiple aspect-ratio micro through-holes

Qing Wang et al.

Summary: In this study, a combination of computational simulation and experiments were conducted to investigate the convection and filling characteristics of micro through-holes with different aspect ratios (ARs). It was found that the strength of convection affects the adsorption of additives and subsequently influences the electrodeposition and filling of copper. The AR of 3.33:1 was identified as an important cut-off point, where micro through-holes with AR higher than 3.33:1 can be fully filled.

Patterned glass ceramic design for high-brightness high-color-quality laser-driven lightings

Qiugui Huang et al.

Summary: A new architecture combining patterned package design and phosphor wheel was proposed to address the challenge of achieving good photometric and chromatic performances in laser-driven lightings. The fabricated composite with CaAlSiN3:Eu2+ (CASN:Eu) glass ceramic film (GCF) on Y3Al5O12:Ce3+ (YAG:Ce) GC plate demonstrated excellent luminescent features and color chromaticity tunability.

Deep-Ultraviolet LEDs With All-Inorganic and Hermetic Packaging by 3D Ceramic Substrate

Jinglong Liu et al.

Summary: An all-inorganic and hermetic packaging technology was proposed for deep-ultraviolet light-emitting diodes, bonding the quartz cap on the 3D ceramic substrate at low temperature. The packaging structure showed low air leakage rate and high tensile strength. After accelerated aging test, the packaged DUV-LEDs demonstrated better stability compared to the unpackaged reference.

Highly improved mechanical and thermal properties of alkali silicate and graphene nanoplatelet composite adhesives

Gyu Hyeon Shim et al.

Summary: In this study, the addition of graphene nanoplatelets into mixed silicates improved the adhesion strength and thermal properties of the material. The specific surface area of graphene nanoplatelets played a significant role in interface formation, load transfer, and stress dispersion. At elevated temperatures, the thermal conductivity of the modified silicate with graphene nanoplatelets was significantly increased.

Electrochemical behaviors of additives in high Cu(II) concentration solution for high-aspect-ratio through ceramic holes filling

Qing Wang et al.

Summary: The research showed that the filling performance of PEG-SH110-NBT in high Cu(II) solution is affected by convection, with SH110 effectively improving plating efficiency in the designed high Cu(II) plating solution. PEG and NBT have a synergistic effect on inhibition, while NBT shows a leveling effect only in the presence of SH110.

Study on Convective Flow Behaviors of Phosphor Particles During Curing Process of Silicone and the Influences on the Optical Performance of White LEDs

Xinrui Ding et al.

Summary: The CCT variation of phosphor-converted LEDs after curing is influenced by the depth of the device cup, with shallower cups resulting in increased CCT. Additionally, inclined walls can increase the silicone flow path length and inhibit particle flow downward to some extent. These findings can enhance understanding of CCT variation and guide LED encapsulation structure design for improved color quality.
